Its defining specification was wafer down-force and friction below 1.0 psi, intended to limit damage to fragile dielectric films.
What was the Applied Materials Reflexion LK?
Reflexion LK was a production-oriented CMP platform for planarizing copper interconnect layers on 300 mm wafers. CMP combines chemical action and mechanical polishing to remove material and create a flatter surface for subsequent semiconductor manufacturing steps. The LK system was designed for low-k and ultra-low-k insulating films used at 65 nm and smaller process nodes. Applied Materials’ June 25, 2003 announcement introduced the system and described customer commitments in the United States, Europe and Taiwan, but did not identify the customers.
Why did low-k wafers need low-down-force CMP?
Low-k dielectrics reduce capacitance between interconnects, but their films are mechanically weaker and more hydrophobic than traditional oxide films. Conventional polishing forces could contribute to tear-outs and delamination, while polishing could also produce copper dishing, erosion and microscratches. Hydrophobic surfaces also make post-polish cleaning and drying more challenging.
Applied said the Reflexion LK kept wafer down-force and friction below 1.0 psi to reduce mechanical stress and those defect risks. The company’s launch statement described the approach as using low polishing pressure to reduce shear force while increasing wafer-to-pad velocity to maintain productivity; that is the company’s stated rationale, not a published throughput result.

How was the Reflexion LK configured?
- Three-platen architecture: The polishing platform used three platens for CMP processing.
- Multi-zone polishing head: The head supported control across different wafer zones.
- Endpoint technology: Proprietary endpoint capability was included to determine when polishing should stop.
- Post-CMP cleaning and drying: Improved megasonic cleaning and new drying technology were intended to reduce watermark defects and very small particle contamination on patterned and unpatterned wafer surfaces.
These features address more than polishing pressure alone: planarization, process control and removal of residual particles and moisture all matter to finished wafer quality. The announcement does not publish detailed uniformity, defectivity or serviceability measurements for the system.
What performance figures were published?
The launch materials specify pressure and friction below 1.0 psi but do not give a production-throughput figure. A later Applied Materials release about the Reflexion LK Ecmp variant reported bulk-copper removal above 6,000 angstroms per minute and final planarization below 1.0 psi. That removal-rate figure applies to the Ecmp variant as reported by Applied in 2004; it should not be treated as a measured throughput for every Reflexion LK configuration. Applied Materials’ 2004 Ecmp announcement is the source for that variant-specific claim.

Was it a 300 mm production tool?
Yes. Applied positioned Reflexion LK as a production-ready system for 300 mm wafers and reported customer commitments across the United States, Europe and Taiwan. The contemporaneous announcement did not name those customers or publish a production-throughput figure, so it does not establish particular installations or production volumes. The historical announcements also do not establish whether Reflexion LK remains available, its installed base, current pricing or what systems succeeded it.

Reflexion LK’s central engineering proposition was to polish fragile low-k copper interconnect wafers with less mechanical stress, while combining multi-platen processing, endpoint control and specialized post-CMP cleaning and drying. The published material supports its intended application and headline pressure specification, but not a full independent comparison with competing CMP systems. A meaningful platform comparison would require common measurements for wafer size, stack compatibility, pressure range, throughput, within-wafer uniformity, defects, endpoint control, cleaning and serviceability.
