AI-chip shortages are not a single shortage of GPUs or wafer starts. They are a chain of linked constraints: explosive demand for AI servers, limited leading-edge logic capacity, high-bandwidth memory (HBM), advanced packaging such as TSMC’s CoWoS, substrates, testing, materials, electricity, water, logistics and specialized labor. A system can produce the processor die and still be unable to ship a complete accelerator because one of those other links is unavailable or has not passed qualification.
TSMC is central because it manufactures much of the industry’s leading-edge logic and provides CoWoS packaging that places compute dies and HBM stacks in one high-density package. But TSMC is not the only source of every AI chip, and increasing wafer capacity alone cannot remove shortages if memory, packaging or testing remains constrained.
AI-chip shortages are a system bottleneck, not a GPU shortage
An AI accelerator is a finished product only after several production stages work together. A leading-edge wafer contains logic dies, but those dies must be cut, electrically tested, connected to memory, packaged, tested again and installed in a server system. Each stage has its own equipment, materials, yields and qualification requirements.
Demand has arrived faster than qualified capacity can be added. Cloud providers and other AI-infrastructure buyers are ordering large volumes of accelerators and complete systems. The surge consumes capacity simultaneously at foundries, memory manufacturers, advanced-packaging facilities, substrate suppliers, assembly and test providers, and server integrators. When one stage expands, the binding constraint can move to another.

The practical result is that “more chips” is not one action. All of these inputs must scale at roughly the same time and produce parts that meet a customer’s specification.
How an AI accelerator moves through the supply chain
1. Architecture and tape-out
A chip designer defines the accelerator, memory interfaces and package requirements. Large AI dies are expensive to manufacture and can be difficult to yield because a defect anywhere on a large die can make the whole die unusable. The design is then prepared for a particular process and packaging flow.
2. Leading-edge wafer fabrication
A foundry prints many copies of the logic die on silicon wafers using an advanced process node. AI accelerators generally need leading-edge or near-leading-edge logic for performance and power efficiency, but a wafer is an intermediate product, not a shippable accelerator.

3. Wafer sort and die selection
Electrical tests identify which dies meet speed, power and functional targets. Yield matters twice: first in the number of good dies per wafer and later in the percentage of packaged parts that pass final testing. A shortfall at either point reduces output.
4. HBM production and qualification
HBM is manufactured separately as multiple memory dies stacked vertically and connected through thousands of very fine interconnects. The stacks must meet bandwidth, power, thermal and reliability requirements before they can be paired with a compute die.
5. Advanced packaging
The compute die, HBM stacks and sometimes additional chiplets are assembled into one package. This step requires specialized interposers, bonding, assembly equipment and inspection. It is often the stage that determines how many complete accelerators can ship.
6. Final test and system integration
Packaged devices undergo functional tests, thermal checks and, for some products, burn-in. They are then installed on accelerator boards, connected to networking and power components, and tested as part of a server or cluster. A component that passes wafer test can still fail at package or system level.

Why TSMC is so important
TSMC is a major supplier of advanced logic manufacturing and advanced packaging for high-performance-computing products. Its 2025 annual-report material describes robust AI-related demand and continued investment in advanced processes, specialty technologies and packaging. The company reported research-and-development expenditure equal to 6.5% of revenue in that 2025 annual-report material; that is a company-reported investment figure, not a measure of shortage severity.
TSMC’s importance comes from the combination of process technology, scale, engineering experience and a surrounding Taiwanese supplier ecosystem. Many accelerator designs are optimized for a particular foundry process and package, so moving production is not as simple as sending the same design to another factory. A second foundry may require a redesign, new masks, new process qualification and a different packaging flow.
That concentration does not mean every AI chip is made by TSMC. Other foundries, memory companies, packaging providers and regional suppliers participate in the market. It does mean that a disruption or capacity limit at a major advanced-node or packaging provider can affect a large portion of global accelerator output.
What CoWoS is and why packaging became a bottleneck
CoWoS is TSMC’s name for a family of chip-on-wafer-on-substrate advanced-packaging technologies. Instead of placing a processor and memory on separate conventional packages, the process uses a high-density interposer and substrate to connect multiple dies in one package.
Do these 3 things before closing this tab:
1Scan for outdated or missing drivers - takes under a minute2Repair Windows errors before they cause bigger problems3Fix the driver behind crashes, sound loss and screen glitches“CoWoS® advanced packaging service integrates multiple system-on-chip (SoC) chips and the high-bandwidth memory (HBM) stacks to enhance HPC products with superior compute power and memory bandwidth.”
That physical proximity shortens electrical paths and provides far more memory bandwidth than a conventional board-level connection. It is a major reason large AI accelerators can feed data to their compute engines fast enough for training and inference.
CoWoS also creates a production dependency. Output is limited by interposer supply, package assembly tools, bonding and placement accuracy, inspection, thermal design, test capacity and the yield of the complete package. A facility can have enough logic dies but still lack enough packaging starts to turn those dies into finished accelerators.

The Japan External Trade Organization (JETRO) has reported that advanced 2.5D and 3D packaging remained supply-constrained from 2023 onward. This is why packaging is no longer a back-end detail that follows wafer fabrication; it is a strategic capacity decision that can determine product availability.

Why HBM can stop an accelerator from shipping
AI models move enormous volumes of parameters and intermediate data. HBM places very wide memory interfaces close to the compute die, delivering much higher bandwidth per package than ordinary system memory. The accelerator is designed around that bandwidth, so substituting a slower memory type would change performance, power and sometimes the product specification.
HBM availability is a parallel constraint rather than a minor accessory issue. Memory manufacturers must produce qualified stacks with acceptable yields, and those stacks must be compatible with the accelerator’s package, thermal limits and electrical characteristics. If HBM supply is short, a foundry can finish logic wafers without producing an equivalent number of complete accelerators. If HBM is available but CoWoS capacity is not, the same outcome occurs.
A 2026 U.S. House testimony identified HBM and CoWoS as bottlenecks beyond front-end wafer fabrication. That distinction explains why reports of strong wafer output do not automatically translate into abundant AI systems.
The next bottleneck can be substrates, materials or testing
As leading-edge wafer and HBM capacity expands, shortages can migrate into less visible parts of the chain. TrendForce’s 2026 coverage describes tightening in advanced packaging and 3nm capacity under AI demand and also points to pressure in HBM, substrates, printed-circuit boards, T-glass and SSD-related supply chains.

| Process gases and chemicals | Enable wafer fabrication and cleaning | A local supply interruption can halt a production line |
| Electricity and water | Run fabrication, cooling and purification systems | Plants operate below capacity or face outage risk |
These dependencies also explain why a headline about a new fab can be misleading. The fab may increase wafer starts while the limiting input is an interposer, substrate, memory stack, tester or qualified package worker.
Why electricity, water and geography matter
Semiconductor plants need stable, high-quality electricity, large volumes of ultra-pure water, process gases, specialty chemicals and tightly controlled facilities. TSMC identifies water, electricity, gases, materials, land, climate, geopolitical instability and regulation as operational and supply-chain risks.

Taiwan’s concentration of foundries, packaging operations, materials companies, equipment service firms and engineering talent makes the ecosystem efficient. Suppliers can coordinate closely, and experienced workers can move between specialized operations. The same concentration creates resilience risks: an earthquake, drought, power disruption, transport interruption or geopolitical crisis can affect multiple links in the same regional network.
Geographic diversification is therefore difficult. A new site elsewhere needs local utilities, chemical and gas distribution, waste treatment, logistics, trained staff and suppliers capable of meeting the same quality standards. Importing one missing input can leave a facility dependent on the very geography it was intended to diversify.
Why new capacity takes years to relieve shortages
Capacity expansion follows a long sequence rather than a single construction announcement.
- Plan and finance: the manufacturer selects a site, process, package type and customer commitments.
- Build the facility: cleanrooms, power systems, water treatment, gas distribution and safety infrastructure are installed.
- Install equipment: lithography, deposition, etch, metrology, bonding, assembly and test tools must be delivered and integrated.
- Recruit and train: engineers, operators, maintenance teams and quality specialists are qualified for the process.
- Run pilot lots: early wafers and packages reveal defects, yield problems and equipment interactions.
- Qualify with customers: the product and process must meet electrical, thermal, reliability and documentation requirements.
- Ramp output: production increases while yields improve; announced capacity is not the same as achieved, saleable output.
Packaging and memory lines have their own equipment lead times and qualification cycles. A new line can therefore be visible in company plans long before it supplies dependable volume.
Independent reader supportYour contribution helps us test, update, and keep practical guides available for everyone. When will AI-chip shortages end?
There is no defensible single end date. Shortages ease when demand growth, qualified output and inventories reach a sustainable balance across all critical stages. If accelerator demand continues rising while wafer capacity improves, HBM or CoWoS can remain the binding constraint. If packaging expands faster than memory, memory becomes the limiter instead.
TrendForce reported in 2026 that CoWoS capacity could expand by more than 60% by 2027. That figure should be read as a forecast or reported expansion plan, not a guaranteed increase in achieved shipments. It also does not establish that HBM, substrates, test capacity or demand will be balanced at the same time.
The most useful indicators are therefore operational rather than promotional:

How to tell what is actually scarce
When a vendor or analyst says “AI chips are in short supply,” ask which stage is limiting shipments.
If leading-edge wafers are scarce
Foundry bookings, process-node allocation and wafer-start capacity are the relevant measures. More wafer starts should eventually increase die availability, provided yields are high enough.
If HBM is scarce
Look for memory-stack allocation, qualification status and the number of stacks required per accelerator. A processor die can exist in inventory while complete products remain unavailable.
Quick wins for a faster PC:
Repair Windows errors before they cause bigger problemsFix Now →Scan for outdated or missing drivers - takes under a minuteDriver Scan →If packaging is scarce
Check CoWoS or equivalent package starts, interposer supply, assembly tools, package yield and final-test capacity. This is the classic case in which silicon output overstates finished-accelerator output.
If boards or systems are scarce
Examine substrates, PCBs, networking components, power delivery, server assembly and logistics. The accelerator package may be ready but unable to ship as a tested system.
This diagnostic approach prevents the common mistake of treating every shortage as a GPU shortage and helps separate a temporary allocation problem from a structural capacity limit.
What the shortage means for the broader AI market
Scarcity raises the value of efficient designs and predictable supply. Chip designers may reduce die size through chiplets, use alternative package configurations or qualify more than one manufacturing path where performance permits. Cloud operators may reserve capacity years ahead, redesign systems around available accelerators or improve software efficiency so each unit does more work.
Those responses cannot instantly create HBM, interposers or cleanroom capacity. They can, however, reduce the number of accelerators needed for a given workload and make the supply chain less sensitive to a single constrained component.
Bottom line
AI-chip shortages persist because a tightly coupled production system is being expanded under exceptional demand. TSMC’s leading-edge logic and CoWoS packaging are central, but the complete constraint includes HBM, substrates, materials, testing, utilities, logistics and specialized labor. New fabs and packaging lines can improve supply, yet they must be built, equipped, qualified and ramped together. Until that happens, the limiting stage can shift—and a shortage of one companion component can keep finished AI systems scarce even when processor wafers are available.
