Samsung calls it the third generation of its gate-all-around (GAA) technology, but also describes SF2 as its first-generation 2nm node. Those labels count different things: one tracks Samsung’s GAA process sequence, the other its 2nm node family. Samsung has identified the Exynos 2600 as a 2nm GAA mobile processor, but the cited information does not establish wafer yields, production volumes, or broad commercial availability.
What “third-generation GAA” means
GAA, or gate-all-around, is a transistor architecture in which the gate surrounds the transistor’s channel. Samsung calls its GAA implementation MBCFET. The “third generation” in the 2021 announcement refers to Samsung’s planned process sequence: its first- and second-generation 3nm GAA processes followed by the 2nm SF2 generation.
That count is not the same as the number in a node name. Samsung’s 2024 materials call SF2 its first-generation 2nm node, while its current logic-node description identifies it as a second-generation MBCFET-based process. These terms refer to separate naming schemes; “third-generation GAA” should not be read as “third-generation 2nm.”
When was SF2 expected to enter mass production?
Samsung’s 2021 Foundry Forum announcement set a target of mass production in the second half of 2025. Samsung Foundry head Dr. Siyoung Choi said: “2 nm is expected to begin mass production in the second half of 2025. When it does, it will represent the third generation of GAA-applied process technologies.”

In 2023, Samsung said SF2 mobile mass production would begin in 2025, with high-performance computing (HPC) to follow in 2026 and automotive applications in 2027. These were roadmap targets, not evidence on their own that each milestone was achieved. Samsung’s 2025/2026 business-report record identifies the Exynos 2600 as a 2nm GAA mobile processor, showing that Samsung associated the process with a mobile product. The cited record does not establish when or where that processor became commercially available.
| Application or milestone | Samsung’s stated timing | What the timing establishes |
|---|---|---|
| SF2 mobile mass production | 2025, stated in 2023 | A planned start year |
| SF2 HPC expansion | 2026, stated in 2023 | A planned expansion year |
| SF2 automotive expansion | 2027, stated in 2023 | A planned expansion year |
| SF2Z mass production | 2027 target, stated in 2024 | A target for a separate SF2 variant |
How Samsung says SF2 compares with SF3
Samsung’s 2023 comparison described SF2 as offering the following changes versus SF3. These are Samsung’s own reported figures, not independently verified measurements in the cited material.

The figures describe a relative comparison with SF3; they are not absolute clock speeds, power consumption, or chip dimensions. Nor do they establish how a particular finished chip will perform: product results depend on design, workload, and operating conditions.
What SF2Z adds to the roadmap
Samsung announced SF2Z as a 2nm variant planned for mass production in 2027. Its distinguishing feature is backside power delivery, which places power delivery on the back side of the wafer rather than routing it through the same front-side wiring layers used for signals. Samsung said this approach is intended to reduce power-delivery bottlenecks. SF2Z is a future roadmap variant in the cited announcement, not a feature that should be assumed for every SF2 chip.

Is Samsung 2nm in phones, or still a foundry roadmap?
It is both a foundry process roadmap and a technology Samsung has associated with a mobile processor. Samsung’s 2025/2026 business-report record identifies Exynos 2600 as a 2nm GAA chip and reports these performance comparisons against Exynos 2500:
- 39% higher CPU performance.
- 50% higher GPU ray-tracing performance.
- 113% higher NPU AI performance.
Those are Samsung-reported product claims, not independent benchmarks. The cited record does not specify test conditions or establish phone models, regional availability, or shipping volumes, so it does not support a broader claim about how widely 2nm phones are available.

Samsung said in 2024 that its GAA process had entered its third year of mass production and that GAA would be used in its upcoming 2nm process. This is useful context on the company’s experience with the architecture, but it does not provide SF2-specific manufacturing results.
The cited material does not establish an independently verified SF2 wafer-yield series, production-volume figure, or complete customer list. A mass-production target, a product designation, and claims about process performance do not by themselves answer those questions. Treat specific yield estimates, volume claims, or customer lists as unconfirmed unless Samsung or another attributable source substantiates them.
