Short answer: ASML is the best choice for leading-edge logic and memory because it is the only supplier with EUV production in the cited market assessment. Canon and Nikon can be better choices for mature-node logic, analog, power, sensors, MEMS, and advanced packaging, where KrF, i-line, or other DUV systems meet the process requirements at a more appropriate cost and complexity.
There is no universal winner. A lithography tool is selected for a specific layer, design rule, substrate, overlay budget, throughput target, factory infrastructure, and service model. Comparing a 13.5 nm EUV scanner with an i-line stepper as if they were competing products gives a misleading answer.
What “best” means in semiconductor lithography
Lithography projects a circuit pattern from a mask onto a wafer or panel. Canon describes it as “the most important step in semiconductor device fabrication,” because the exposure process defines the features that later become transistors, interconnects, sensors, or package structures.
For a fab, the best machine is the one that prints every required layer within its resolution and overlay limits, at the needed wafers-per-hour rate, with acceptable uptime and total cost of ownership. The decision also includes resist and mask compatibility, computational-lithography support, metrology, spare parts, field service, operator training, and the installed base already familiar to the factory.

- Throughput and uptime: wafers per hour, availability, maintenance intervals, and recovery time determine productive capacity.
- Economics: footprint, energy, consumables, service contracts, masks, resist, and integration work all contribute to ownership cost.
- Application fit: leading-edge logic and DRAM, mature-node chips, analog and power devices, MEMS, image sensors, and advanced packaging impose different priorities.
Using those criteria, ASML leads the EUV segment; Canon offers a broad mature-node, packaging, and nanoimprint portfolio; and Nikon remains a serious DUV and precision-optics competitor whose value depends on the process and fab context.

The European Commission’s 2026 assessment, based on 2023 data, puts the total lithography market at USD 25.1 billion in sales. It attributes 92% of overall lithography share to ASML and 100% of EUV share to ASML, while identifying Canon and Nikon as DUV competitors. Those figures describe market position, not a guarantee that an ASML tool is best for every layer.
Why ASML leads for EUV and advanced nodes
Exclusive EUV production in the cited assessment
EUV uses 13.5 nm light to print layers that would otherwise require difficult multi-patterning with DUV. The European Commission’s assessment reports ASML with 100% EUV lithography share for 2023. On that evidence, a fab that specifically requires production EUV has no Canon-versus-Nikon-versus-ASML shortlist: ASML is the available supplier among these three.
Scale of ASML’s system business
ASML’s 2025 annual report lists 48 EUV systems and 279 DUV systems in its system-sales breakdown. The same report records €32.7 billion in total net sales and €4.7 billion in research and development. These numbers indicate the scale of ASML’s platform and support organization, but they should not be interpreted as a per-tool performance guarantee.
NXE:3800E throughput
ASML’s 2025 strategic report specifies up to 220 wafers per hour for the TWINSCAN NXE:3800E, a 37% improvement over the NXE:3600D. The figure is a supplier specification for the stated system comparison; actual output depends on wafer size, exposure conditions, recipe complexity, reticle handling, maintenance, and factory scheduling.

Where ASML’s advantage matters most
- Leading-edge logic layers with extremely tight critical dimensions.
- Advanced DRAM and other memory layers where dense patterning and overlay are decisive.
- Fabs that need an EUV roadmap and want one supplier spanning EUV and several DUV generations.
- Organizations that can support EUV utilities, contamination control, resist handling, mask infrastructure, and specialized field service.
ASML’s strength does not eliminate trade-offs. EUV integration is capital-intensive and operationally demanding. A mature-node line may gain little from paying for EUV capability when a KrF or i-line process already meets its electrical and yield targets.
Where Canon is the better fit
KrF scanners for mature-node layers
Canon’s official semiconductor lineup includes the FPA-6300ES6a and FPA-6300ESW KrF scanners. KrF tools are used for many mature-node and specialty layers where the required resolution, overlay, and cost structure do not justify EUV. A fab making power-management, display-related, analog, or other established-node devices may value a dependable KrF platform more than access to leading-edge EUV.
Quick wins for a faster PC:
Fix the driver behind crashes, sound loss and screen glitchesFind Drivers →Repair Windows errors before they cause bigger problemsFix Now →i-line steppers
Canon lists the FPA-5550iZ2C, FPA-5550iX, FPA-3030i6, FPA-3030i5a, and FPA-3030iWa i-line steppers. I-line systems can be appropriate for less demanding geometries, thick films, MEMS structures, sensors, and other processes in which the exposure wavelength and field configuration match the layer requirements. The correct choice depends on substrate dimensions, alignment marks, resist stack, and overlay budget rather than on a brand ranking.
Packaging and smaller-substrate work
Canon’s FPA-5520iVHR and FPA-8000iW are listed as advanced-packaging tools. Packaging often involves unusual die, panel, wafer, or carrier geometries, thick materials, and alignment challenges that differ from front-end transistor patterning. A packaging tool can therefore be the best option for a package line even though it is not intended to compete with an EUV scanner.
Nanoimprint lithography
The FPA-1200NZ2C gives Canon a nanoimprint lithography offering. Nanoimprint transfers a pattern through a template rather than exposing every feature with a conventional projection lens. It may be attractive where template management, defect control, overlay, and the target production flow support that approach. Treat it as a different process choice, not as a direct EUV speed or resolution substitute without a complete integration evaluation.

Canon’s practical decision profile
Choose Canon for a serious evaluation when the line is centered on KrF, i-line, advanced packaging, or nanoimprint. Request demonstrated overlay, focus, defectivity, alignment, and throughput data on the exact substrate and materials you will run. Canon’s broad list of tool families does not mean every model supports every wafer size, panel format, or process stack.
Do these 3 things before closing this tab:
1Fix the driver behind crashes, sound loss and screen glitches2Clear out junk files and repair common Windows errors3Scan for outdated or missing drivers - takes under a minuteWhere Nikon is the better fit
Precision optics and scanning systems
Nikon’s technology overview emphasizes applied optics, scanning optical systems, precision processing, precision measurement, and high-precision stage control. Those capabilities are central to DUV lithography, where lens performance, stage motion, focus control, and measurement determine whether a layer can be printed repeatedly across a production lot.
No unsupported market-share ranking
The cited Nikon material does not publish a directly comparable current lithography market-share or shipment figure. It is therefore not sound to assign Nikon a precise global rank from the available evidence. Evaluate a Nikon platform using the same lot-level metrics required of every supplier: critical-dimension uniformity, overlay, focus, defectivity, availability, and cost per processed wafer.
Installed-base and process continuity
Nikon can be especially compelling when a fab already operates Nikon exposure tools, metrology interfaces, recipes, spare-parts channels, and trained technicians. Reusing knowledge and infrastructure can reduce qualification time and operational risk. That advantage is site-specific; a new fab without an installed base should compare service coverage, delivery timing, software integration, and lifecycle support directly.
“Nikon is contributing to the development of science and technology that will form the foundation for a prosperous society by evolving technology accumulated over more than 100 years, and we are becoming a key technology solutions company in a global society where humans and machines co-create seamlessly.” — Nikon CTO Masaaki Doi

How to choose a machine step by step
- Define every layer and substrate. List wafer diameter, panel or carrier format, film thickness, topography, resist, alignment marks, and the smallest feature on each layer. Do not begin with a preferred brand.
- Assign the required wavelength and patterning method. Decide whether each layer needs EUV, ArF immersion, KrF, i-line, or a nanoimprint flow. A single product family rarely covers every layer in a fab.
- Set resolution and overlay budgets. Translate design rules into exposure requirements, then include etch bias, process variation, and alignment error from previous layers. Ask suppliers for data on your stack, not only headline specifications.
- Model throughput at your recipe. Compare wafers per hour under realistic reticle changes, focus maps, alignment marks, dose, and maintenance. The 220-wafers-per-hour NXE:3800E figure is a supplier specification; your mix may produce a different result.
- Calculate total cost of ownership. Include acquisition, installation, cleanroom modifications, utilities, energy, consumables, masks or templates, service contracts, spare parts, software, metrology, downtime, and operator training.
- Audit the ecosystem. Confirm resist availability, mask or template supply, computational-lithography compatibility, inspection and metrology interfaces, data formats, cybersecurity controls, and local field-service coverage.
- Check the installed base. Existing recipes, technicians, spare parts, and factory automation interfaces can materially change the economics of Canon, Nikon, or ASML ownership.
- Run a site-specific qualification. Require test wafers or panels, agreed acceptance criteria, repeatability data, defectivity results, uptime assumptions, and a recovery plan if the tool misses them.
- Plan the full lifecycle. Ask about upgrade paths, software support, obsolescence policy, de-installation, relocation, and resale or redeployment options before signing.
Throughput, uptime, and total cost of ownership
Wafers per hour is only one part of productivity. A scanner that reaches a high headline rate but requires frequent intervention can produce fewer good wafers than a slower system with better availability. Compare scheduled maintenance, unscheduled downtime, reticle or template handling, alignment time, lot changes, calibration, and recovery after a fault.
Utilities and facility design can be decisive. EUV requires specialized light-source, vacuum, thermal, vibration, contamination-control, and support infrastructure. DUV and i-line tools generally impose a different facility burden, although exact requirements vary by model. Packaging and nanoimprint lines add their own concerns around panel handling, templates, particles, and defect inspection.
Cost per wafer should include yield. A lower purchase price is not economical if overlay excursions, particles, focus errors, or template defects reduce good output. Conversely, an EUV tool can be economically justified when it replaces several DUV patterning steps and the resulting cycle-time, mask, process-control, and yield benefits outweigh its capital and operating demands.
Common comparison mistakes
- Using market share as a universal quality score: ASML’s 92% overall and 100% EUV shares describe the cited 2023 market assessment, not every application or every model.
- Comparing unlike tools: an i-line stepper for MEMS is not an EUV competitor, and a packaging aligner should not be judged by a leading-edge logic metric alone.
- Ignoring overlay: nominal resolution without multilayer alignment data can produce an unusable process.
- Quoting throughput without conditions: supplier-rated wafers per hour may differ from output with your reticles, recipes, alignment strategy, and maintenance schedule.
- Overlooking infrastructure: cleanroom changes, vibration control, power, exhaust, cooling, software, and service staffing can alter the business case.
- Assuming one supplier must win every layer: most fabs use a mix of exposure generations and may operate tools from more than one vendor.
- Ignoring the installed base: familiar automation, recipes, metrology, and technicians can reduce risk enough to outweigh a modest specification difference.
- Choosing from a brochure alone: insist on acceptance tests using the materials, substrates, and alignment marks that define your actual process.
Decision examples
A leading-edge logic fab
Start with ASML for EUV layers, then qualify the DUV systems needed for complementary layers and process steps. The central questions are EUV availability, overlay between EUV and DUV exposures, resist and mask readiness, uptime, and the organization’s ability to support the required infrastructure.
Free tools Windows power users keep installed

A mature-node automotive or industrial line
Begin with Canon and Nikon DUV candidates, and include ASML DUV where its installed base, delivery, or process capability is advantageous. Compare cost per good wafer, long-term service, substrate handling, and the overlay actually required by the product rather than paying for EUV capability that the design does not use.

An advanced-packaging operation
Evaluate Canon’s FPA-5520iVHR and FPA-8000iW alongside other proven packaging-capable systems. Qualification should emphasize large-area overlay, thick-film behavior, die or panel handling, bonding alignment, defect inspection, and integration with the packaging line.
A MEMS or sensor manufacturer
Canon’s i-line portfolio may be a natural starting point, while Nikon DUV tools can be attractive where precision scanning and an existing Nikon workflow matter. The decisive tests are topography handling, focus across the substrate, alignment to nonstandard marks, resist compatibility, and yield.
Final verdict
For EUV and the most advanced chip layers, ASML is the clear choice on the cited evidence: the European Commission reports 100% EUV share for ASML in 2023, and ASML supplies both EUV and DUV systems at substantial scale. For mature-node, specialty, and packaging work, Canon or Nikon may be the better engineering and economic choice. Canon stands out for KrF, i-line, packaging, and nanoimprint options; Nikon is a DUV and precision-optics competitor whose suitability depends on model-level performance, installed base, and service economics.
The right question for a purchasing team is not “Which logo is best?” It is “Which exposure technology delivers the required layers, overlay, yield, uptime, and cost per good wafer in our fab?”
