An EUV lithography machine is difficult to build because it must create enough 13.5-nanometer light, guide that light through a reflective optical system in a vacuum, and project a mask pattern onto a wafer with the precision and reliability needed for manufacturing. These challenges are tightly connected: a powerful source is not useful if too little of its light reaches the wafer, and excellent optics are not enough without a scanner that can handle masks and wafers as a coordinated system.
How an EUV lithography machine works
EUV stands for extreme ultraviolet. ASML describes its EUV systems as using light with a wavelength of 13.5 nanometers. In broad terms, the scanner creates that light, shapes it with mirrors, directs it onto a patterned mask, and projects the pattern onto a wafer. Each step has to work as part of the same machine.
The source creates light from tin plasma
ASML’s source explainer describes molten tin droplets about 25 microns in diameter traveling at roughly 70 meters per second. A lower-intensity laser pulse flattens a droplet; a stronger pulse turns it into plasma, which emits EUV light. The sequence repeats about 50,000 times per second.
That rapid repetition is only part of the challenge. The source has to generate enough usable light and deliver it into the scanner’s optical path. In its 2025 annual report, ASML said it demonstrated a 1,000-watt EUV light source in April 2025, describing it as the first such demonstration. That is a source milestone, not evidence that every installed production scanner uses a 1,000-watt source.

The scanner reflects rather than transmits EUV
Ordinary lenses cannot simply carry EUV light through an air-filled optical system: EUV is absorbed by air and materials. ASML says its EUV scanners therefore use multilayer mirrors inside a vacuum chamber. The mirror layers are engineered to reflect the selected wavelength, while the mirror surfaces must be exceptionally smooth.
This makes the complete optical path important. The system must collect and direct light through its mirrors to illuminate the mask and project the image. Source output and mirror performance cannot be optimized in isolation: the scanner needs enough light to remain useful after it has traveled through the reflective system.

Why the engineering problems compound
More light is not a stand-alone fix
A more powerful source can help provide usable light, but it does not remove the need for efficient optics or solve the challenges of projecting the image. The source, mirrors, mask, and wafer-handling system have to be engineered together. ASML’s account of EUV development identifies advances in the source, imaging optics, and reticle technology as part of the work required to move to EUV.
Imaging and wafer handling must operate as one system
The scanner must illuminate a patterned mask and transfer its image onto a wafer while coordinating the optical system with wafer handling. That combination—not wavelength alone—is what turns a light source into a lithography machine intended for chip manufacturing. The sources cited here do not establish a single numeric positioning tolerance for the entire scanner, so a precise machine-wide figure would be misleading.

What changes with High-NA EUV?
Numerical aperture, or NA, is an optical design measure related to how much light a system gathers and its imaging capability. ASML’s EXE High-NA platform raises NA from 0.33 on the earlier platform to 0.55. ASML says the higher-NA system can provide higher contrast and print an 8-nanometer resolution; that is a product claim about imaging resolution, not a statement that a chip’s process node is literally 8 nanometers in every sense.

Higher NA brings new optical-design demands, including a new optical system and larger, heavier mirrors, according to ASML’s technical information. Delivery of a module to a research cleanroom is a deployment milestone; it does not show that all chip production has moved to High-NA. Similarly, a stated manufacturing timeline is a plan or rollout target, not proof of universal adoption.

Why EUV took decades and many partners
EUV required progress across several specialties rather than one isolated invention. ASML’s historical account says prototype tools were shipped in 2006 to imec in Belgium and SUNY’s College of Nanoscale Science & Engineering in Albany, following collaborative development with ZEISS and other industrial and research partners. ASML’s 2025 annual report says the April 2025 1,000-watt source demonstration built on 25 years of engineering advances.
The timeline reflects the underlying integration challenge: source generation, reflective optics, reticle technology, and scanner operation all had to advance together. Improving one component mattered only if the rest of the system could use that improvement to make patterns on wafers.
