The right sequence depends on the feedwater, the fab’s quality targets, and how the site manages water reuse.
How does a fab make ultrapure water?
UPW is the primary cleaning solvent used to rinse away remnants during semiconductor production, according to DuPont Water Solutions’ Microelectronics Segment Brochure. Its quality matters across several contaminant classes: dissolved ions, weak-acid species such as silica and boron, organic carbon, dissolved gases, particles, and microbiological contamination. Resistivity is one useful indicator of ionic purity, but it does not describe all of these requirements by itself.
A practical way to understand a fab system is to separate it into production and distribution. The production train treats source water and creates high-purity water; storage, conditioning, polishing, and recirculating distribution then help preserve quality as water moves to points of use. DuPont describes the broad treatment sequence as pretreatment, membrane separation, and post-treatment. In stringent UPW service, reverse-osmosis permeate is commonly followed by ion-exchange or electrodeionization polishing and a polishing filter.
One supplier-documented example
Veolia’s microelectronics brochure illustrates one possible arrangement: multimedia and activated-carbon filtration, two-pass reverse osmosis, TOC ultraviolet treatment, membrane degasification, continuous electrodeionization (CEDI), a primary mixed bed, and final filtration. Its polishing arrangement includes a UPW tank, further TOC UV and degasification, heat exchange, a polish mixed bed, cold deionization ultrafiltration, and hot- and cold-loop supply and return paths.

This diagram is an example, not a required standard for every fab. It demonstrates why a membrane skid alone is not a complete UPW system: storage, temperature conditioning, recirculation, and additional barriers can be part of maintaining water quality at the point of use.
What does each treatment stage do?
Pretreatment protects the rest of the train
Feedwater pretreatment reduces suspended matter and organics that could foul membranes or burden downstream polishing. The exact pretreatment depends on sourcewater quality and the treatment equipment selected; the cited supplier materials do not establish one universal pretreatment recipe.

Reverse osmosis removes much of the dissolved load
Reverse osmosis (RO) is the main membrane-separation stage in the described trains. DuPont gives a general dissolved-salt rejection range of 95–99% or greater for RO, while noting that performance depends on the membrane, feed composition, temperature, and system design. That range is not a guarantee for a particular membrane or fab installation, and RO permeate still requires downstream treatment for stringent UPW applications.
RO membranes also differ by intended application and design trade-offs. DuPont positions its SG30-400/34i primarily for polishing in traditional, higher-pressure UPW equipment; the manufacturer says its 34-mil feed spacer helps reduce fouling and pressure-drop impacts. DuPont positions the SG30LE-440i for newer equipment where lower capital and energy costs may add value. These are manufacturer product-positioning claims, not independent comparative test results.

Polishing targets what the earlier stages leave behind
Later barriers address different residuals rather than duplicating a single task. In the Veolia example, TOC UV targets organic carbon, membrane degasification addresses dissolved gases, ion-exchange media polish ionic contaminants, and final filtration or ultrafiltration controls particles. Heat exchange and distribution-loop recirculation support system operation and delivery. The exact barriers and their order are design choices, not universal requirements.
Some polishing media are selected for particular species. DuPont describes AmberTec UP7530 as a semiconductor-grade boron-selective resin and identifies AmberTec UP9600 and UP9700 as resins developed for semiconductor UPW production. Those are specialized treatment media; their mention does not establish that every fab needs those products.

RO, EDI, and mixed beds: how do they differ?
These technologies have different roles. RO performs bulk membrane separation, while EDI and mixed-bed ion exchange are polishing approaches that can follow RO. A fab may use one polishing method or combine methods at different points in the train.

EDI can avoid the chemical regeneration and associated chemical storage and handling used with conventional mixed beds. That distinction does not make EDI universally superior: the choice and sequence depend on feedwater, target contaminants, maintenance practices, operating model, and water-quality monitoring. Supplier diagrams also show mixed beds used alongside other polishing stages. The cited sources do not quantify a fab-specific winner on capital cost, operating cost, uptime, contaminant breakthrough, or stability.

What does “UPW quality” mean in practice?
Water quality is multidimensional. An RO system may substantially reduce dissolved salts while leaving other concerns for later stages; the system has to manage the species that matter to its process and verify performance through appropriate monitoring. DuPont describes 18.2 megohm-centimeter resistivity as a rigorous resistivity for UPW used to rinse integrated circuits. That figure is a supplier statement, not a complete fab specification: resistivity alone does not establish control of organics, gases, particles, or microbiological contaminants.
- Dissolved ions: RO reduces the dissolved load; EDI or ion exchange can provide further ionic polishing.
- Silica and boron: membrane selection and specialized polishing media may matter; DuPont’s product materials specifically describe options addressing these species.
- Organic carbon: the Veolia example includes TOC UV treatment, but the cited material does not specify a universal TOC target.
- Dissolved gases: membrane degasification appears in the supplier example as a separate treatment function.
- Particles: final filtration and ultrafiltration are shown as downstream barriers in the example train.
These controls should be considered together with storage and distribution. A production system’s output is not the only relevant point: the water must retain the required quality through its tank, conditioning equipment, recirculating loops, and delivery path.
How should a fab weigh the trade-offs?
There is no single best train independent of site conditions. System selection is an integration problem: treatment stages must address the actual feedwater and process requirements while fitting the fab’s operating and water-management constraints.
- Quality targets: identify the species and contamination risks the process must control, rather than treating one resistivity number as the whole specification.
- Energy and chemicals: RO operation involves pressure and energy demands; EDI uses electricity, while conventional mixed beds involve chemical regeneration. The cited sources provide no comparable whole-system energy or chemical-use figures.
- Maintenance: consider membrane fouling and pressure drop, cleaning requirements, resin or media replacement or regeneration, and monitoring. The product material describes some design features but does not establish lifecycle comparisons.
- Reliability and integration: assess the sequence, storage, heat exchange, recirculating loops, and any point-of-use polishing needed for the facility. The supplier diagram illustrates these elements but does not quantify reliability.
- Water recovery and discharge: evaluate UPW production alongside wastewater reclamation, reuse, resource recovery, and local discharge limits. Supplier materials discuss minimum-liquid-discharge and zero-liquid-discharge directions, but do not establish site-specific savings or comparable fab recovery rates.
The available supplier materials do not provide comparable fab-wide figures for water consumption, recovery, energy, cost, defect or yield impact, or lifecycle performance. Those outcomes should therefore be assessed for the specific facility rather than inferred from a generic process diagram or component claim.
