Compare lithography scanners by matching the conditions behind each specification—not by picking the smallest resolution or largest wafers-per-hour number. Resolution describes patterning capability, overlay describes alignment between successive patterns, and throughput describes processing speed. They answer different questions, and none alone tells you whether a scanner is the right fit for a process layer or fab.

Start with the tool’s role and process

Before comparing numbers, identify what kind of equipment each listing describes and what work it is intended to do. A vendor lineup may include unlike tools, so a single ranking can be misleading. Record whether the scanner is dry or immersion ArF, KrF, i-line, or another exposure type; its wafer format; and its intended production context, such as front-end processing or advanced packaging. Also identify the target layer or application.

Nikon’s semiconductor equipment lineup, for example, separates front-end systems from back-end systems, alignment stations, and metrology or inspection equipment. Those categories are not interchangeable scanner alternatives.

What resolution does—and does not—tell you

Resolution describes how finely a lithography system can transfer a pattern. Canon defines it as the fineness of the circuit pattern transferred to the wafer. It is not the same as a chip’s marketed “node,” nor does one resolution figure establish the critical dimension every layer can achieve. Process conditions and patterning strategy matter.

Read a resolution value together with its exposure mode and imaging context. ASML lists its TWINSCAN NXT:2000i at 40 nm for C-quad and 38 nm for dipole, while also specifying 193 nm wavelength and 1.35 NA. The differing values on the same system show why a bare headline number is incomplete. See the NXT:2000i specifications.

Nikon’s NSR-S636E page lists 193 nm wavelength, 1.35 NA, and resolution of 38 nm or less. These manufacturer specifications illustrate how related fields should be read together; they do not establish that other 193 nm scanners are equivalent. Compare overlay only when the definitions match

Overlay is the precision with which patterns from successive exposures align on the wafer. Because a chip’s layers must line up, overlay is relevant to yield. Canon’s semiconductor lithography overview explains the term as alignment precision between wafer and reticle circuit patterns.

Check whether a vendor gives single-machine overlay or machine-to-machine, also called mix-and-match, overlay. These are different measurement categories: a number from one category is not an apples-to-apples comparison with a number from the other. Nikon labels S636E and S625E overlay figures as mix-and-match on its lineup, and its 2023 S625E announcement reports single-machine and mix-and-match values separately. Review the category, options, and qualifications on the relevant Nikon lineup and S625E release.

Normalize throughput before comparing wafers per hour

Throughput is commonly expressed in wafers per hour and indicates processing speed, not guaranteed fab output. The stated value depends on its setup. Record wafer diameter, exposure fields or shots per wafer, operating mode, and options. Nikon lists the S636E at at least 280 wafers per hour at 96 exposure fields. For the S220D, Nikon lists at least 230 wafers per hour at 96 fields for one configuration, with optional modes that change throughput and overlay. These are model-specific vendor figures, not controlled cross-vendor results: see the S636E page and S220D page.

Field-count assumptions have differed across vendors in historical comparison tables, so throughput figures should not be treated as directly comparable unless their measurement conditions match. That methodological caution appears in the historical lithography comparison table; it is not a statement about current product performance.

Even normalized vendor maxima are not a prediction of useful fab output. Application, recipe, equipment availability, product mix, and fab integration affect realized production, and the cited manufacturer pages do not provide comparable operating data across vendors for those factors.

Read wavelength, NA, and immersion together

Wavelength and numerical aperture (NA) help explain imaging capability, but neither replaces the resolution specification or its conditions. ASML explains that immersion lithography places water between the projection lens and wafer, permitting higher NA and finer imaging at the same wavelength. For example, Nikon lists 193 nm and NA 1.35 for the immersion NSR-S636E, and 248 nm and NA 0.82 for its KrF NSR-S220D. These values describe different system contexts, not a complete performance comparison by themselves. Consult Nikon’s ArF immersion and KrF product pages.

Check format and integration requirements

A scanner can have an attractive resolution or throughput figure and still be unsuitable for a particular fab or layer. Check the format and compatibility fields that determine what the system can expose and how it fits the production environment:

  • Wafer diameter: Make sure the throughput and application correspond to the wafer format you need; some lineup data distinguish 200 mm and 300 mm contexts.
  • Exposure field: Compare the maximum field with the die or pattern area required. ASML lists a 26 × 33 mm field for the NXT:2000i.
  • Reduction ratio and reticles: ASML specifies 4X reduction and compatibility with existing reticle designs for that system. Confirm the relevant reticle requirements for the process.
  • Target layer and process: Confirm that the tool’s exposure approach and stated modes suit the layer and production use rather than relying on a general resolution claim.

A practical comparison worksheet

Capture the following for every candidate before drawing conclusions. Keep the vendor’s wording for each measurement category, and mark a field “not stated” if the product page does not provide it.

For instance, a comparison entry for Nikon’s NSR-S636E could record 193 nm, immersion, NA 1.35, resolution ≤38 nm, mix-and-match overlay ≤2.1 nm, and throughput ≥280 wafers/hour at 96 fields, all as Nikon-published values. The NXT:2000i entry would need to preserve the C-quad and dipole resolution modes separately, along with its 193 nm wavelength, 1.35 NA, 26 × 33 mm field, and 4X reduction. These entries are examples of how to retain context, not a controlled ranking of the tools.

What a specification sheet cannot establish

Published specifications help screen candidates and identify questions for vendors, but they do not by themselves establish overall system quality, expected factory output, or which scanner is “best.” No comparable cross-vendor benchmark is established here that normalizes process mode, overlay definition, wafer format, field count, options, uptime, and operating conditions. Cost, service support, uptime, and fab compatibility therefore require separate comparable evidence before they can support a ranking.
