That can change the board layout, assembly process and cooling hardware—but it does not guarantee a cooler or more reliable system. The result depends on the selected package and device, electrical losses, thermal interface, heatsink, and mechanical mounting.
What top-side cooling changes
In a top-side-cooled package, the heatsink or another cooling structure contacts a designated surface on top of the package. Heat can therefore flow from the die through the package toward that upper surface, rather than relying solely on a path through the board beneath the component. The board-side electrical connections can still use surface-mount assembly.
This arrangement can help when the board is not the desired primary heat-spreading path or when system packaging favors a heatsink above the components. Wolfspeed describes its approach as combining thermal-performance benefits associated with through-hole packages with surface-mount assembly. That is a package-level design proposition, not a promise that every implementation will need less cooling or run at a lower junction temperature.
The practical change is an integration problem: engineers must make a repeatable thermal and mechanical connection between the package’s specified cooling surface and the cooling structure, while meeting electrical-clearance, assembly and service requirements.

How to assess the thermal bottleneck
Start with device loss and the complete heat path, not a package label or a single resistance figure. A useful first-order relation is temperature rise ≈ dissipated power × thermal resistance. In a real assembly, the relevant thermal resistances depend on the path being modeled and on its boundary conditions.
Estimate losses in the intended operating regime
Conduction and switching losses both contribute to heat. Conduction loss depends on current and the device’s on-state resistance at the relevant operating temperature. Switching loss depends on the switching conditions, including voltage, current, frequency, gate drive and circuit parasitics. Use the individual device datasheet and application guidance for the intended conditions; do not treat a room-temperature headline resistance as a complete prediction of operating loss.

Trace the heat path and its interfaces
Check the device’s documented junction-to-case or other applicable thermal data, then account for the package surface, thermal interface material, contact pressure, heatsink and cooling boundary. An interface that is uneven, poorly controlled or unsuitable for the package can dominate the path. Confirm which surface is intended for cooling and use the manufacturer’s assembly instructions rather than assuming that every exposed package surface has the same thermal or electrical function.
Include electrical and mechanical integration
Layout parasitics and gate-drive design affect switching behavior and losses. Package creepage and electrical clearances constrain placement; mounting pressure and thermal expansion affect contact and mechanical stress. Infineon’s CoolSiC documentation identifies switching behavior, RDS(on), gate charge, package creepage, thermal integration and gate-drive design as relevant considerations. These factors need to be evaluated together rather than optimized in isolation.

How the documented package options differ
These examples are not a common-bench ranking. They represent different package and integration choices, and the source documents do not establish a controlled cross-vendor winner. Confirm the exact orderable part, ratings and assembly limits in its current datasheet before making a design decision.

The ST example is a half-bridge module, not a like-for-like discrete-device comparison with the Q-DPAK or the documented Wolfspeed discrete portfolio. Likewise, T2PAK and BPAK package guidance should not be assumed to describe another manufacturer’s package.

A practical evaluation sequence
- Define the electrical operating point. Record bus voltage, current, switching frequency, gate-drive conditions, topology, transient requirements and expected operating temperatures.
- Estimate losses for candidate devices. Use the relevant datasheet characteristics and application guidance. Compare resistance and switching behavior only when test conditions are sufficiently similar; otherwise, the headline values are not directly comparable.
- Check package fit and safety constraints. Compare discrete device versus module, PCB footprint, creepage, isolation needs, topology, assembly process and the exact part’s availability and status.
- Design the thermal-mechanical path. Follow package-specific instructions for the cooling surface, interface material, contact area, pressure, mounting and handling. Include the heatsink and its actual cooling boundary in the thermal model.
- Validate the assembled system. Measure or model temperatures under representative electrical and cooling conditions, and verify that the measurement method corresponds to the manufacturer’s documented thermal data. Review mechanical fit and assembly repeatability as well as steady-state temperature.
Does top-side cooling improve reliability?
It can support a design that meets its thermal and mechanical requirements, but top-side cooling alone is not evidence of longer field life. Reliability depends on the selected device and its operating stresses, as well as the package, thermal interface, mounting, electrical layout and assembly quality.
Infineon’s CoolSiC technology material describes gate-oxide field management and body-diode design as technology measures. Wolfspeed and onsemi provide package assembly, thermal-measurement, mounting or handling guidance. These sources establish topics to account for and manufacturer-specific claims; they do not establish a universal lifetime advantage for every top-side-cooled SiC MOSFET or a controlled lifecycle comparison across vendors.

What to compare before choosing a device
- Voltage and current class, topology, and whether the option is a discrete device or a module.
- RDS(on) and switching characteristics at stated temperatures, gate conditions and test setups.
- Documented thermal resistance or other thermal figures, including the reference surfaces and measurement conditions.
- Heatsink contact, interface material, mounting method and assembly tolerances for the exact package.
- PCB footprint, creepage, isolation and cooling-surface requirements.
- Application qualification, exact orderable-part status and the latest datasheet and assembly guidance.
A comparison is meaningful only when the parts are evaluated against the same system needs and sufficiently matched conditions. Manufacturer documentation is valuable for package-specific facts and instructions, but the available documents do not supply a controlled cross-vendor performance or field-reliability ranking.
