IBM researchers reported a graphene field-effect transistor with a 100 GHz cutoff frequency in 2010. The device had a 240 nm gate, and the figure describes an RF transistor performance metric—not a processor clock or a 100 GHz computer. The result demonstrated potential for high-frequency electronics; it did not establish a commercial product.
What did IBM’s 100 GHz graphene demo measure?
The 100 GHz figure was the transistor’s cutoff frequency, a measure used to describe high-frequency transistor performance. IBM’s researchers reported it for a graphene field-effect transistor (GFET) with a 240 nm gate in a paper published in Science on February 5, 2010. The authors were affiliated with IBM T. J. Watson Research Center. The Science paper abstract says the device outperformed state-of-the-art silicon transistors of the same gate length.
That measurement does not mean IBM demonstrated a processor running at 100 GHz. A transistor’s RF cutoff frequency is not interchangeable with a chip’s clock speed, and the reported result applies to this particular device and its gate length.
How was the transistor made?
The device used epitaxial graphene grown on the silicon face of a silicon carbide wafer. IBM described making wafer-scale graphene by thermally decomposing the silicon carbide substrate, then forming a metal top gate over a polymer and high-dielectric-constant oxide gate-insulator stack. The reported gate length was 240 nm. IBM’s 2010 announcement describes the fabrication and device structure.

A separate IBM Research publication record reports an intrinsic cutoff frequency of 100 GHz for a device fabricated on a 2-inch wafer of epitaxially grown graphene. That record provides the wafer-size detail; it does not make the transistor a consumer or production device.
How did it compare with silicon?
IBM’s February 2010 announcement put the silicon comparison at approximately 40 GHz cutoff frequency for transistors with the same 240 nm gate length. The comparison is useful only with that qualification: it reflects IBM’s contemporary benchmark for devices of matched gate length, not a claim about all silicon electronics or a modern silicon benchmark.

IBM called the result the “world’s fastest” in its 2010 announcement. That is dated announcement language, not evidence that the device remains a current record.

IBM framed the demonstration as relevant to RF electronics and high-speed analog applications, including research connected with next-generation communications. In a related 2010 conference paper, IBM researchers said graphene’s lack of a bandgap limited its use in digital devices at that time. The conference paper abstract reflects that historical assessment; it does not establish what later research achieved or what is commercially available today.

Dr. T.C. Chen, then IBM Research’s vice president of Science and Technology, said in the announcement: “The breakthrough we are announcing demonstrates clearly that graphene can be utilized to produce high performance devices and integrated circuits.” The statement describes IBM’s view of the technology’s potential, not proof that this particular demonstration became a product.

No: the 100 GHz result was the cutoff frequency of a transistor, not a processor clock. Nor does one research demonstration establish that graphene transistors can replace silicon wholesale. The cited sources document a 2010 RF research milestone and its potential, but do not establish a resulting commercial product or production technology.
