Charge-trap flash (CTF) is a type of nonvolatile flash memory that stores electrons or holes in tiny trap sites within an insulating layer, commonly silicon nitride. The stored charge changes the threshold voltage of a transistor, and the memory reads that voltage state as data. Unlike floating-gate flash, CTF stores charge in an insulator rather than on a conductive gate.
How charge-trap flash stores data
A flash memory cell is a transistor whose electrical behavior depends on stored charge. In CTF, electrons or holes are captured at defect sites in an insulating dielectric layer. A common structure is an oxide-nitride-oxide (ONO) stack: a silicon nitride charge-trapping layer between oxide layers, as described in the IEEE overview of flash memory cells.
Adding or removing charge changes the transistor’s threshold voltage—the voltage at which it turns on. A read operation senses that voltage and maps it to a data state. Programming and erasing alter the cell’s charge state. By distinguishing multiple threshold-voltage levels, a cell can represent more than one bit, though the narrower voltage margins make sensing and process control more demanding.

The distinction is the charge-storage medium: an insulating trap layer versus a conductive gate. It is an architectural distinction, not a guarantee that every CTF product will outperform every floating-gate product. The SK hynix explanation of charge-trap nitride and 3D NAND describes a specific stack with blocking oxide, charge-trap nitride, tunnel oxide, and polysilicon along a vertical channel.

Why charge-trap flash is used in 3D NAND
3D NAND raises memory density by stacking cells vertically. A dielectric charge-trapping structure can be built along the vertical channel, making it suitable for this geometry. SK hynix describes charge-trap nitride (CTN) as a technology that stores electrons, or data, in an insulating nitride layer.
As cells become more closely spaced, charge can interact with neighboring cells and shift their threshold voltages, potentially contributing to read errors. SK hynix’s charge-trap nitride isolation (CTI) research separates portions of the nitride storage layer to address such interference. CTI is a specific approach, not a feature of every CTF design, and it does not eliminate all reliability limits.

Tradeoffs and reliability considerations
- Voltage-state margins: Encoding multiple bits in one cell requires distinguishing more threshold-voltage levels. As the spacing between levels narrows, sensing and process control become more demanding.
- Charge interaction: In densely packed 3D NAND, charge effects can shift neighboring cells’ threshold voltages.
- Charge trapping effects: NIST discusses electron capture and emission at insulator interfaces as a source of random telegraph noise in very small devices, and identifies charge trapping as one known cause of flash-memory failure. This is general reliability context, not a measured failure rate for commercial CTF NAND. See NIST’s discussion of captured electrons.
These issues do not mean CTF is inherently unreliable. They show why the memory’s implementation and operating conditions matter alongside its storage architecture.

CTF identifies how a flash cell stores charge; by itself, it does not tell you a drive’s capacity, speed, endurance, power use, or price. Those product-level results depend on the specific NAND generation, controller, and vendor implementation. A current, controlled head-to-head comparison of CTF and floating-gate products is not established by the cited sources.

Samsung’s March 10, 2016 article claimed that its CTF with V-NAND implementation could provide faster read/write operations, longer endurance, and lower operating voltage than floating-gate devices. Those are dated vendor claims about Samsung’s implementation, not neutral or current guarantees for CTF products generally. The claims appear in Samsung’s article on charge-trap flash.
For historical context, an April 2020 IEEE Electron Devices Society brief reported that NAND flash using floating-gate or charge-trapping concepts had reached terabit integration, and cited a market exceeding $52 billion in 2018. That figure is historical and covers the stated NAND context; it is not a current market estimate specifically for CTF. See the IEEE brief by Simon Deleonibus.
