AI hardware shortages are caused by a chain of interdependent constraints, not by a single missing chip. An accelerator needs advanced logic, high-bandwidth memory (HBM), specialized 2.5D packaging, substrates and board components, server assembly, and a powered data center. The tightest accelerator-specific pressure in current reporting is on HBM and advanced packaging, with leading-edge foundry capacity also constrained. A shortage at any one of those stages limits the number of complete systems that can be delivered, even when other parts are available.
What an AI hardware shortage actually means
“AI hardware shortage” can describe several different failures in the supply chain. A manufacturer may be unable to obtain enough compute dies, HBM stacks, package capacity, power components, servers, or data-center capacity. These are related, but they are not interchangeable problems.
The useful unit is a complete, deployable accelerator system. A wafer of advanced logic is not a working AI server. The logic die must be paired with memory, assembled in an appropriate package, mounted on a board, integrated into a server, installed in a facility, and connected to sufficient electrical and cooling capacity. The final system output is therefore limited by the scarcest required stage.

That is why adding more production at one step does not automatically end the shortage. More logic wafers cannot compensate for insufficient HBM or 2.5D packaging, and a delivered accelerator cannot be put to work if the data center is not built and energized.

The supply chain behind an AI accelerator
- Advanced logic fabrication: The compute die is produced on an advanced process at a semiconductor foundry. Node choice depends on the accelerator design and generation; not every product uses the same process.
- Memory production: HBM stacks are manufactured separately and must meet demanding bandwidth, thermal, and yield requirements.
- Interposer, substrate, and package assembly: The compute die and HBM are joined using advanced packaging, commonly a 2.5D arrangement for this class of product.
- Board and component integration: The package is combined with substrates, printed-circuit boards, power-management parts, capacitors, connectors, optical links, and cooling hardware.
- System assembly: Boards become servers or larger accelerator platforms, with firmware, networking, storage, and power distribution.
- Facility deployment: The system must be installed in a data center with electrical service, cooling, racks, and network connectivity.
Every stage has different suppliers, equipment, qualification rules, and expansion times. A constraint can migrate downstream as companies solve an earlier problem.
Which stages are hardest to source?
There is no defensible universal ranking of global lead times for every component. The available reporting identifies constrained categories and their relationships, but not a comparable, region-by-region queue for each part. The following comparison describes where pressure is concentrated and how relief would have to arrive.
| Stage or component | Why it is constrained | How it couples to other stages | Reported expansion or relief outlook |
|---|---|---|---|
| Advanced 2.5D packaging | It combines compute dies and HBM in a specialized package, and capacity is difficult to add quickly. | A package cannot ship without both suitable logic and memory; extra wafers alone do not solve a package shortfall. | TrendForce reported severe global pressure in April 2026 and expected only partial easing toward 2027 as capacity expands. |
| High-bandwidth memory (HBM) | HBM is a specialized, high-bandwidth memory product with demanding stacking and integration requirements. | Accelerator output requires HBM at the same time as the compute die and compatible package capacity. | Relief depends on additional memory production, stacking capability, and matching package throughput. |
| DRAM | S&P Global’s March 2026 outlook described an acute memory-chip shortage, particularly in DRAM, with possible effects on AI growth and non-AI profitability. | Commodity DRAM is used broadly in servers and other equipment, so demand can compete across markets. | Industry-wide memory balance, not just accelerator demand, determines relief. |
| Leading-edge logic | TrendForce reported tightening 3 nm capacity and a transition of AI compute chips from 4 nm toward 3 nm between late 2025 and 2026. | The die must be delivered in the right design, node, package footprint, and electrical specification. | Relief requires new or reallocated advanced-fab capacity and successful yields; node use varies by design. |
| Power devices and facility infrastructure | AI systems draw substantial power and need specialized electrical and cooling equipment. TrendForce reported stronger AI demand for power devices alongside mature-node capacity reductions. | Power components affect server assembly, while utility and cooling limits affect whether finished servers can run. | S&P Global’s July 2026 analysis emphasized that data centers must be built and energized before accelerator capacity can be deployed. |
Why advanced packaging is a leading bottleneck
What 2.5D packaging does
In a conventional package, a processor may connect to memory and a circuit board through relatively standard interfaces. An AI accelerator needs much higher bandwidth and shorter, wider connections. A 2.5D package places the compute die and multiple HBM stacks on or alongside an interposer, allowing them to communicate at high speed and with high density.

A 2025 article in Joule describes the same basic integration principle: processors such as GPUs and high-bandwidth memory are brought together in one package. The package is therefore a manufacturing step with its own equipment, materials, inspection, yield, and skilled-labor requirements.
Why packaging capacity cannot be added instantly
Packaging lines are not simply spare wafer-fab tools that can be switched on. New capacity requires specialized equipment, interposers or substrates, process qualification, thermal validation, and coordination with the exact dies and memory stacks that will enter the line. A line optimized for one package design may not be immediately useful for another.
TrendForce reported in April 2026 that global 2.5D packaging capacity was severely constrained. It expected some easing by 2027 as TSMC expanded CoWoS, but that is a forecast published at that time, not a guaranteed date when every buyer will see normal availability. If demand continues to grow faster than qualified capacity, queues can remain even while total output rises.
HBM is not the same as ordinary DRAM
How HBM fits an accelerator
HBM uses stacked memory dies and a wide interface to provide very high bandwidth close to the compute die. Its value in AI workloads comes from feeding large numbers of arithmetic units without relying on a narrow, distant memory connection. The memory is designed to be integrated with the accelerator package, not installed as a generic plug-in module.

Why a DRAM shortage is a separate problem
DRAM is a broader memory category used in servers, PCs, and other electronics. S&P Global’s March 2026 supply-chain outlook said companies identified an acute DRAM shortage as a possible constraint on AI growth and on profitability in non-AI markets. That finding matters because a server can face memory pressure even when its accelerator package is available.
Consumer DDR5 illustrates the distinction. A DDR5 kit is ordinary system memory; it is not HBM and cannot replace the HBM integrated into an AI accelerator. Buying more DDR5 does not remove the accelerator-package bottleneck, although broader DRAM availability can affect other parts of a server build.
Leading-edge logic is tight, but the node is not universal
The compute die is another potential choke point. TrendForce’s April 2026 analysis described tightening 3 nm capacity and said AI compute chips were moving from 4 nm toward 3 nm between late 2025 and 2026. This does not mean every accelerator uses 3 nm, or that all products come from the same foundry. Designs differ in performance targets, power limits, chiplet strategy, and production generation.
Advanced-node production also involves more than nominal wafer starts. Designers must complete tape-out, masks, process qualification, yield learning, and package validation. A foundry can have theoretical capacity while a particular accelerator remains constrained because its design has not qualified on an alternative process.

How shortages spill into supporting components
Power-management parts
Accelerator boards require voltage regulators, power stages, capacitors, and control components capable of handling high and rapidly changing loads. TrendForce’s June 2026 report described increased demand for AI power devices while mature-node capacity was being reduced. This creates a pathway for pressure to reach components that are less specialized than HBM but still necessary for a particular board design.
Substrates, boards, optics, and cooling
Substrates and printed-circuit boards provide the electrical and mechanical platform for the package. Connectors and optical links move data among accelerators, switches, and storage. Cooling assemblies remove the heat generated by dense compute and memory. Any of these can delay a system if the specified part is unavailable or has not completed qualification.
These categories should be treated as potential supporting constraints, not as a universal ranked list. The available reporting does not establish current global lead times for each substrate, connector, optical module, capacitor, or cooling design.

A finished chip can still be unusable
S&P Global’s July 2026 analysis highlighted a frequently missed distinction: data-center infrastructure must be built and energized before accelerator capacity can be deployed. A buyer may have processors in inventory but lack a completed building, utility interconnection, transformers, switchgear, cooling plant, or rack space.

It can look identical to a chip shortage from the perspective of an AI project because the promised computing capacity is not available. Procurement teams should therefore ask whether the delay is in wafer production, memory, packaging, server assembly, site construction, or energization.
Why demand keeps outrunning supply
TSMC’s 2025 annual report said that, entering 2026, it expected AI-related demand to remain robust. TrendForce’s April 2026 analysis characterized the market as an arms race for supply and reported tightening in advanced packaging and leading-edge capacity. Those observations explain the pressure without proving a single global shortage percentage: demand is rising quickly, while several linked stages have long expansion cycles.
The coupling multiplies the effect. If logic output grows by 20 percent but HBM or packaging grows by only 5 percent, complete accelerator shipments cannot rise by 20 percent. The unused logic becomes work in progress waiting for the constrained stage. Conversely, adding HBM without enough compatible logic dies or package tools leaves memory unassembled.
How to diagnose a shortage in a real project
- Define the unit you need: Separate a bare accelerator, a board, a server, a rack, and an operational cluster. Each has a different supply chain.
- Request a stage-specific confirmation: Ask the supplier whether the committed date is limited by logic wafers, HBM, package capacity, board components, system assembly, or site readiness.
- Check compatibility before substituting: An alternative memory type, package, power stage, or board may require a redesign and a new qualification cycle.
- Verify infrastructure milestones: Confirm utility service, transformers, switchgear, cooling, network links, rack installation, and acceptance testing—not only the chip shipment date.
- Use dates with their context: A TrendForce forecast for partial packaging relief toward 2027 is not a guaranteed allocation date for a specific customer or region.
- Plan for coupled inventory: Holding one component early can increase storage and obsolescence risk if its matching die, memory, package, or server is delayed.
What can and cannot relieve the shortage
Measures that address the actual bottleneck
- Expanding qualified 2.5D packaging lines and interposer capacity addresses a package constraint.
- Increasing HBM production and stacking capacity addresses the specialized-memory side of the package.
- Adding advanced-node wafer capacity helps only when the accelerator design can use that process and matching package capacity exists.
- Building and energizing data centers removes a deployment constraint rather than a chip-fabrication constraint.
- Qualifying alternate power, substrate, board, or cooling suppliers can reduce dependence on a single supporting part, but engineering validation takes time.
Measures that do not substitute directly
- More consumer graphics cards do not automatically provide the memory, interconnect, reliability, or packaging of a data-center accelerator.
- More DDR5 does not replace HBM.
- More logic wafers do not solve a shortage of HBM or advanced packaging.
- A server delivered to a site without power or cooling is not deployed capacity.
How to read shortage claims responsibly
Shortage language often mixes a component shortage with a project delay. Check the geography, product generation, supplier, and date behind the claim. A statement about 3 nm capacity does not describe every accelerator. A DRAM warning does not prove that HBM is unavailable in the same market. A forecast of easing toward 2027 is not a promise of normal lead times.
The strongest conclusion supported by current reporting is categorical: HBM and advanced packaging are coupled constraints at the center of accelerator production; leading-edge logic is also under pressure; and power components, server assembly, and data-center infrastructure can limit the usable system downstream. The evidence does not support a precise global ranking of every part or a single shortage percentage.
