AI data centers use GPUs, high-bandwidth memory (HBM), and advanced chip packaging as one tightly coupled system. GPUs perform the parallel calculations in training and inference; HBM keeps model data close to those calculation engines and moves it at very high throughput; advanced packaging creates the short, wide connections that let the GPU and HBM communicate efficiently.

No single part determines application performance. The result also depends on HBM capacity, GPU-to-GPU interconnects, power delivery, cooling, software, and the workload itself.

The three parts solve three different problems

An AI model repeatedly reads weights, processes activations, and writes intermediate results. That creates two related requirements: a large amount of arithmetic and a continuous stream of data for the arithmetic units to consume.

  • GPU: supplies many parallel compute engines for the arithmetic used by neural-network workloads.
  • HBM: supplies high-throughput memory located close to the accelerator, with a very wide interface rather than a narrow, distant connection.
  • Advanced packaging: integrates the logic die and HBM stacks in the same package, allowing short, dense electrical paths between them.

If the GPU cannot receive data quickly enough, its compute engines wait. If memory capacity is too small, the system must move data to slower memory or divide the model across more devices. If the package cannot provide the required connections and power or remove the resulting heat, the design cannot operate at its intended rate.

What the GPU contributes

Parallel arithmetic at accelerator scale

A CPU is designed for a relatively small number of powerful, flexible cores. A data-center GPU instead provides a large collection of parallel engines that can perform similar operations on many elements of a tensor at once. Matrix and vector operations dominate much of modern AI, so this organization can keep many calculations in flight simultaneously.

The GPU is therefore the compute engine, not the entire accelerator. It needs a steady supply of model weights and activations, and it must exchange data with other GPUs when a model or batch does not fit on one device. NVIDIA describes the H100, H200, and B200 as components of multi-GPU AI platforms rather than isolated desktop cards.

Why more compute alone is insufficient

Adding arithmetic units without adding data movement capacity can leave those units underused. A workload may be limited by memory bandwidth, communication between GPUs, synchronization, or thermal and power limits instead of by the number of available calculations. That is why accelerator specifications are read as a platform: compute capability, HBM, interconnect, packaging, and the software stack must be compatible.

What HBM is and why AI accelerators use it

High-bandwidth memory in practical terms

HBM is accelerator memory designed to deliver very high throughput. HBM stacks multiple memory dies vertically and uses a wide interface to the logic that consumes the data. The memory sits beside the GPU logic inside the accelerator package, reducing the physical distance and allowing many connections to operate in parallel.

“High bandwidth” describes the rate at which data can be transferred, not the total amount of memory. Capacity determines how much of a model, batch, or set of activations can remain resident. Bandwidth determines how quickly the accelerator can stream data to and from that resident working set. A system can have substantial capacity but still be constrained by transfer rate, or very high bandwidth but insufficient capacity for a target model.

A concrete HBM3E example

Micron’s HBM3E product brief, published around 2025, specifies a 24 GB capacity for an 8-high stack and more than 1.2 TB/s of bandwidth for that named product and configuration. Those figures describe that HBM3E stack; they are not universal values for every HBM generation, stack height, or package.

Stack height, memory generation, interface design, and the number of stacks attached to an accelerator all affect the final capacity and bandwidth. Product documentation should therefore be read alongside the exact accelerator configuration rather than treated as a generic HBM specification.

Why proximity matters

Locating HBM next to the GPU shortens the electrical path and provides room for a much wider connection than a conventional board-level memory arrangement. The package can feed many compute engines at once, reducing the chance that arithmetic units sit idle while waiting for weights or activations. HBM does not replace the GPU’s compute logic, system memory, storage, or network; it is the high-throughput memory tier immediately associated with the accelerator.

What advanced chip packaging does

2.5D integration with an interposer

Advanced packaging is the physical technology that joins separately manufactured dies into one functional package. In a 2.5D design, the GPU logic die and HBM stacks sit side by side on a high-density substrate called an interposer. The interposer provides a very large number of short connections between the dies.

TSMC describes its CoWoS technology as a 2.5D packaging platform for high-performance computing and AI. Its CoWoS-S implementation uses a silicon interposer to accommodate logic dies and HBM. TSMC says, “TSMC’s world-leading CoWoS® advanced 2.5D packaging technology provides the essential foundation for high-performance computing (HPC) and artificial intelligence (AI) products.” CoWoS has been in production since 2012, while TSMC reports that CoWoS-R entered volume production in 2023.

Why the package is part of the architecture

A conventional package and circuit board cannot provide the same density of short connections between a large GPU die and several HBM stacks. The interposer makes the wide memory interface practical while keeping signal paths short enough for the required speeds and power characteristics.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Packaging also affects manufacturing yield, thermal design, mechanical constraints, and supply planning. The exact implementation varies by product: TSMC’s CoWoS description explains a packaging capability, not a claim that every GPU uses CoWoS. A vendor may use another package technology or a different interposer and bridge arrangement.

How GPU, HBM, and packaging work as one system

  1. The model is partitioned. Software places weights, activations, and temporary tensors in the accelerator’s HBM when possible.
  2. The GPU requests data. Its parallel engines repeatedly read and write those tensors during training or inference.
  3. The package moves data locally. Short, dense connections between the logic die and HBM stacks provide the local bandwidth the compute engines need.
  4. The platform distributes work. If one GPU lacks capacity or if the workload is parallelized, GPU-to-GPU links exchange tensors, gradients, or other state.
  5. Power and cooling sustain the rate. The server and rack must deliver stable power and remove heat from the GPU package and memory.

This chain explains why a faster GPU can still deliver disappointing application results if the model repeatedly spills out of HBM, waits for another GPU, or encounters thermal limits. Conversely, more HBM bandwidth cannot compensate for insufficient compute, weak interconnects, or software that fails to use the hardware efficiently.

Vendor specifications show how configurations differ

NVIDIA’s current HGX documentation lists the following HBM capacities and GPU memory-bandwidth figures for named configurations:

HGX configuration HBM type HBM capacity per GPU GPU memory bandwidth
H100 HBM3 80 GB 3.35 TB/s
H200 HBM3e 141 GB 4.8 TB/s
B200 HBM3e 180 GB Up to 8 TB/s

These are vendor specifications for the stated HGX configurations, accessed in 2026. They are not workload-independent performance guarantees. “Up to” indicates a maximum in the cited specification, and memory bandwidth is only one part of application throughput. The exact server design, software, interconnect topology, precision, batch size, and model determine what a workload achieves.

Local HBM is only one level of scale

GPU-to-GPU communication

Large models and training jobs commonly span multiple GPUs. The devices must exchange data for tensor parallelism, pipeline parallelism, expert routing, gradient synchronization, or other distributed techniques. NVIDIA’s NVLink Fusion material discusses HBM together with interconnect and system-scale design, reinforcing that local memory and scale-up links are complementary.

When communication is frequent, the topology and link behavior can matter as much as the local HBM specification. A model that fits in aggregate memory may still scale poorly if GPUs spend too much time waiting for transfers or synchronization.

Power and cooling

High-throughput compute and memory movement consume substantial power. The package, board, server, and rack must be designed as a thermal system. Cooling capacity, airflow or liquid-cooling infrastructure, power-delivery margins, and the placement of neighboring components can determine whether the accelerator sustains its rated operating point.

Software and workload behavior

Frameworks, kernels, compilers, communication libraries, and scheduling determine whether the hardware is kept busy. A bandwidth-heavy inference workload, a compute-heavy training kernel, and a model that constantly exchanges data between GPUs can stress different parts of the platform. There is no single ranking based only on HBM capacity or a peak bandwidth number.

A historical reference: NVIDIA A100

NVIDIA’s 2020 A100 datasheet lists 40 GB of HBM2 and 1.6 TB/s of bandwidth. This is a historical illustration of the same design direction, not a current comparison with H100, H200, or B200. Generational changes in memory technology, package design, compute engines, interconnects, and software mean that a bandwidth number from one era should not be used as a standalone performance forecast for another.

How to compare AI accelerator platforms correctly

Use the exact product and configuration, then examine the factors that determine the workload’s bottleneck:

Comparison axis Question to answer Why it matters
HBM capacity How much memory is available per GPU, and how much is usable by the application? Determines whether weights and working tensors fit locally or must be split or moved.
Memory bandwidth What HBM generation, stack arrangement, and bandwidth does the named configuration specify? Indicates the potential rate of local data movement; it does not guarantee application throughput.
GPU compute What performance is specified at the precision used by the workload? Shows the available arithmetic capacity for training or inference.
GPU-to-GPU interconnect How are devices linked, and what communication pattern does the model require? Determines the cost of distributed execution and synchronization.
Power and cooling Can the server and facility sustain the accelerator’s operating conditions? Prevents throttling and helps maintain predictable performance.
Software support Do frameworks, kernels, and communication libraries target the platform? Converts theoretical hardware capability into useful application speed.
Workload Is the job training or inference, compute-bound or bandwidth-bound, and what model size and batch are required? Identifies which specification is likely to limit the result.

Do not compare a single bandwidth figure across generations without checking the memory type, exact configuration, measurement definition, and workload. Vendor pages and datasheets describe product capabilities; they are not independent benchmark results.

Common misconceptions and their corrections

“HBM is just a larger SSD.”

HBM is working memory attached to the accelerator, not persistent storage. It holds data that active GPU operations need immediately. Models and datasets still require system memory and storage, and data must be staged into HBM before the GPU can use it at local bandwidth.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

“More HBM automatically makes an AI system faster.”

Additional capacity can prevent costly transfers or model partitioning, but speed also depends on bandwidth, compute, interconnect, software, and thermal limits. Capacity solves a fit problem; it does not by itself increase every operation’s arithmetic rate.

“Advanced packaging replaces a better GPU.”

Packaging enables the required connections between logic and memory. It cannot supply missing compute engines, software support, or facility power. It is an enabling layer in the platform, not a substitute for the other layers.

“A peak bandwidth number is an application benchmark.”

Peak bandwidth is a specification under stated conditions. Real workloads may achieve less because of access patterns, contention, synchronization, kernel efficiency, or other system bottlenecks.

Why the three technologies are engineered together

AI workloads create a feedback loop between computation and data movement. More parallel compute increases the demand for timely memory access. Higher-throughput HBM is useful only when the package can connect it to the logic with enough width and signal integrity. A denser package is valuable only when the GPU, memory, power delivery, cooling, interconnect, and software can use what it provides.

That is why modern AI data-center designs treat the GPU, HBM, and package as a coordinated architecture. The GPU performs the parallel work, HBM feeds that work with a nearby high-throughput data supply, and advanced packaging makes the physical connection possible. The final performance outcome belongs to the complete platform and the specific training or inference job running on it.
