AI accelerators use multiple dies because one enormous monolithic die is constrained by lithography, defect-related yield, and the need to combine compute with very high-bandwidth memory and I/O. A chiplet package divides those jobs among smaller pieces of silicon, then reconnects them with dense bridges, interposers, or stacked links. The result can fit more total functionality in one package and let each die use a process suited to its role.

That is an engineering trade-off, not a guarantee of lower cost or higher performance. Multi-die packages add assembly, testing, power-delivery, thermal, and reliability challenges. The right comparison is the complete package and system, not the wafer cost of one die versus several.

What “multiple dies” means in an AI accelerator

A die is an individual piece of semiconductor cut from a processed wafer. In a monolithic accelerator, most logic, memory interfaces, cache, and I/O are implemented on one large die. In a multi-die or chiplet design, those functions are partitioned among several smaller dies and integrated inside one package.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

The package is not the same thing as an accelerator card. A package may contain compute chiplets, HBM stacks, cache dies, and I/O dies, while the finished product can still be mounted on one data-center board. Advanced packaging can arrange dies side by side, connect them through a silicon interposer or embedded bridge, stack one die over another, or combine these methods.

The purpose is to make the whole system behave like a tightly connected accelerator even though its silicon is physically divided. Whether that works well depends on the links between dies, the memory system, and the package’s power and thermal design.

Why not make one giant AI chip?

Reticle exposure limits the size of one die

Chip manufacturing uses lithographic reticles: patterned fields projected onto the wafer during exposure. A single exposure field places a practical upper bound on the area that can be patterned as one monolithic die. An accelerator larger than that field requires another approach.

Packaging can extend the usable footprint beyond one reticle field. Intel Foundry describes embedded silicon bridges as a way to connect neighboring chiplets locally, while large interposers can provide a wider connection surface. Interposer designs may require reticle stitching, which Intel characterizes as complex and expensive. A bridge, interposer, or stacked arrangement therefore solves a geometric constraint, but it introduces its own manufacturing work.

Larger dies have more opportunities to contain a defect

Yield is the percentage of usable dies produced from a wafer. Intel explains that, at the same defect density, a smaller die generally has a higher chance of being usable than a larger die. The reason is straightforward: a larger area gives random defects more silicon in which to land, and a defect in a critical region can invalidate the entire die.

This is a qualitative relationship, not a universal percentage improvement. Actual yield depends on the process, defect distribution, circuit redundancy, repair methods, and the criteria used to accept a die. A chiplet can improve the chance that each individual piece is usable, but the final package still has to pass assembly and test. Several good dies do not automatically produce a good package.

Different functions do not need identical silicon

AI accelerators combine jobs with different requirements. Matrix-compute logic may benefit from an aggressive process node and a large transistor budget. An I/O die may prioritize analog circuits, high-voltage interfaces, or mature-process libraries. Cache, memory controllers, and security functions can have yet another set of constraints.

Putting every function on one die forces the entire design to use one process and one physical layout. Partitioning lets engineers optimize each component separately and then integrate components made on different process technologies, and potentially from different suppliers. Intel Fellow Ravi Mahajan summarized the idea in an Intel Foundry interview published May 28, 2026: “Instead of building a single, very large chip, they can combine multiple smaller chips—each optimized for a specific function—into one integrated package.”

AI performance is limited by data movement as well as arithmetic

Neural-network workloads repeatedly move weights, activations, and intermediate results. An accelerator needs enough memory bandwidth to keep its compute units busy, and it must move data between compute, cache, memory controllers, and external I/O without excessive delay or energy use.

Advanced packaging places HBM and other supporting dies close to compute dies. Short, dense die-to-die links can provide a high-throughput path inside the package and reduce the distance signals would travel on a board. They do not make data movement free: bandwidth, latency, energy per transferred bit, topology, and protocol overhead depend on the specific architecture.

How a multi-die accelerator is organized

  1. Partition the functions. Designers decide which logic belongs on compute dies and which belongs on memory, cache, I/O, or infrastructure dies.
  2. Choose a process for each partition. High-density compute may use a different process from analog-heavy I/O or control logic.
  3. Define die-to-die links. The design specifies link width, signaling rate, protocol, routing, error handling, and the destinations of each connection.
  4. Build the package. Dies are placed side by side on a substrate or interposer, joined by embedded bridges, stacked vertically, or combined in a 2.5D/3D arrangement.
  5. Validate the complete assembly. Engineers test individual known-good dies, package connectivity, power delivery, thermal behavior, memory operation, and system-level reliability.

The package therefore becomes part of the architecture. Its interconnect topology can determine which compute dies can share data efficiently, how many HBM stacks can be attached, and how power and heat are distributed.

Packaging methods that make the system possible

Side-by-side bridges

Intel’s EMIB approach embeds a small silicon bridge in the package substrate to connect adjacent dies. A bridge concentrates high-density wiring where it is needed instead of requiring one very large silicon interposer under the whole assembly. This can be useful when only selected die edges need exceptionally dense links.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Interposers

An interposer provides a broad routing layer beneath multiple dies. It can connect compute chiplets to several HBM stacks and to other logic dies across a large package footprint. Large interposers increase routing capability but add fabrication, assembly, and potentially reticle-stitching complexity.

Die stacking

Intel uses the Foveros name for a die-stacking approach. Vertical integration can shorten connections and save horizontal package area, but it makes heat removal and testing more difficult. A die buried beneath another die may be harder to cool or probe, so thermal paths and test access must be designed from the beginning.

A concrete example: AMD Instinct MI350 Series

AMD’s official CDNA architecture page identifies the Instinct MI350 Series as using eight CDNA 4 GPU chiplets. AMD also describes the series as unifying GPUs, HBM3E, and Infinity Cache in the package. The chiplet count is a vendor specification for that product generation, not a universal recipe for every accelerator.

AMD’s CDNA 5 description illustrates the broader partitioning idea by separating compute, memory, cache, and I/O across specialized dies and describing high-bandwidth, low-latency communication through Infinity Fabric. Those statements explain AMD’s architecture; they are not an independent benchmark comparing it with a monolithic design.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

This example shows why “multiple dies” does not mean several unrelated chips loosely connected together. The dies are selected, placed, powered, and linked as one accelerator system, with the package providing the communication fabric needed by the workload.

Monolithic and multi-die designs compared

Design consideration One large die Multiple dies in one package
Maximum logic area Bound by the lithography reticle field and die layout. Can span a footprint larger than one reticle field through bridges, interposers, or stacking.
Die yield Large area gives defects more opportunity to make the die unusable. Smaller dies generally have better per-die yield at the same defect density, but package yield becomes critical.
Process technology Most functions are tied to one process choice. Compute, cache, memory, and I/O can use processes suited to their functions.
Internal communication On-die wiring is short and controlled by one design. Requires die-to-die links whose bandwidth, latency, energy, and topology depend on the package.
Memory integration HBM and other memory still require package connections, often around the die. Compute, HBM, cache, and I/O can be arranged as a coordinated package complex.
Manufacturing flow Fewer die-to-die assembly steps, but one very large die is harder to fabricate and test. More dies and package steps; known-good-die screening and assembly yield matter.
Thermal and power design Heat is concentrated in one die, with a relatively direct cooling path. Power delivery and heat removal must be balanced across multiple active dies and possible stacked layers.
Cost outcome Can avoid some advanced-package costs, but a failed large die represents more silicon. May improve design reuse or usable-die economics; no universal cost saving is established.

Do smaller chiplets improve manufacturing yield?

They can improve individual die yield because each die covers less silicon area. However, the relevant product metric is the yield of the finished package. A package may fail because a die is defective, a bridge or interposer connection is open, an HBM stack does not meet specification, or assembly introduces mechanical or electrical problems.

Known-good-die testing can screen components before assembly, reducing the chance of building a package around a failed die. It cannot remove all package-level risk, and additional testing adds time and cost. For that reason, neither a fixed yield percentage nor a guaranteed cost reduction should be inferred from the fact that chiplets are smaller.

What the die-to-die interconnect must deliver

When evaluating a multi-die accelerator, examine the links rather than counting chiplets. Important questions include:

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.
  • Bandwidth: How many bytes per second can move between compute and HBM, cache, I/O, or neighboring compute dies?
  • Latency: How quickly can a request cross the package, and does the topology make some destinations farther away than others?
  • Energy: How much energy is required per transferred bit compared with an on-die wire or a board-level link?
  • Coherency and protocol: Do the dies share address and cache state, or must software explicitly manage data placement?
  • Reliability: Are links protected against errors, and can the system identify or isolate a failing connection?

A dense package can support high bandwidth, but it does not guarantee that every workload benefits. Models with poor locality, frequent synchronization, or communication-heavy parallelism may expose latency and topology limits even when peak bandwidth is high.

The engineering costs of adding dies

Assembly and test

Each additional die creates more interfaces to align, connect, inspect, and test. Package assembly yield must be considered alongside wafer yield. Test programs also need to verify links between dies, memory operation, power states, and thermal behavior under load.

Power delivery

Several high-power compute dies can draw current through a shared package and substrate. Engineers must limit voltage drop, manage transient loads, and route power without consuming the area needed for signal wiring. Intel identifies power delivery as an ongoing challenge for advanced packages.

Thermal management

AI compute produces concentrated heat. Side-by-side dies can create hot spots across a broad package; stacked dies can place heat sources behind other silicon. Cooling hardware, thermal interfaces, throttling policies, and die placement must be designed together. A package that fits more compute may still be limited by the amount of heat the system can remove.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Reliability and repair

Different materials expand at different rates as temperature changes. Repeated heating and cooling can stress solder joints, bridges, interposers, and stacked connections. Designers must qualify the assembly for its expected operating conditions, not only demonstrate that it works at room temperature.

How to evaluate a multi-die accelerator claim

Use the following checklist when a vendor presents a chiplet-based product:

  • Identify the exact product generation and the number and type of compute, cache, I/O, and memory components.
  • Separate vendor architecture descriptions from independently measured performance.
  • Ask whether quoted bandwidth is aggregate peak bandwidth or sustained application throughput.
  • Check whether yield figures refer to wafer dies, known-good dies, assembled packages, or complete systems.
  • Include bridge, interposer, HBM, substrate, testing, and cooling costs in any economic comparison.
  • Look for power limits and thermal conditions used for performance figures.
  • Determine how software sees the dies: as one coherent address space, as NUMA-like regions, or as explicitly managed devices.

Common misconceptions

“More dies always mean more performance”

More compute resources help only when memory bandwidth, communication, software scheduling, and cooling can feed them. A monolithic die with better locality can outperform a poorly connected multi-die design on some workloads.

“Chiplets eliminate manufacturing risk”

They redistribute risk. Smaller dies can be easier to yield, while package assembly, high-density links, and final test become more important.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

“A package is just a container”

In an advanced accelerator, the package supplies critical routing, memory attachment, power distribution, and thermal paths. Its capabilities are part of the product’s functional design.

“There is a standard chiplet cost or yield advantage”

No universal percentage is established by the cited Intel and AMD material. Results vary with die size, process maturity, defect density, package technology, test strategy, and production volume.

Bottom line

AI accelerators use multiple dies because chiplets let engineers get beyond single-die reticle limits, reduce the area exposed to each wafer defect, tailor processes to different functions, and place compute close to HBM, cache, and I/O. The price is a more complicated package that must solve interconnect, assembly yield, testing, power, heat, and reliability together. Multi-die architecture is therefore not automatically superior; it is a way to balance the physical limits of very large chips against the communication and manufacturing demands of modern AI systems.
