Intel Foveros is a family of advanced chip-packaging methods that combines separate chiplets in one package. Depending on the version, the dies are arranged side by side on a silicon interposer or fanout layer, or stacked vertically and joined with direct copper-to-copper hybrid bonding. The approach lets designers mix process nodes and specialized functions while shortening connections between them, but actual performance, thermal behavior, cost and availability depend on the particular implementation.
What Foveros is—and what it is not
A conventional system-on-chip (SoC) places most functions on one large piece of silicon. A chiplet design splits those functions into separate dies: for example, compute cores, I/O, cache, memory controllers or accelerators can each be built on the process technology that suits them. Packaging then reconnects the dies so the finished part behaves like one system.
Foveros is Intel’s family name for packaging technologies that perform that integration. It is not one fixed layout or one chip model. Intel’s portfolio includes Foveros-S and Foveros-R for 2.5D integration, Foveros Direct 3D for vertical stacking, and packages that combine Foveros with Intel’s EMIB bridge technology.

That arrangement allows a package to combine different process nodes and reusable technology blocks instead of manufacturing every function on the most expensive leading-edge node.

How a Foveros package is built
1. Split the design into chiplets
The design team first decides which functions should be separate dies. A compute tile might use an advanced node, while analog I/O, power management or large cache could use a different node. Separating the functions can improve flexibility and yield, because a defect in one small die does not necessarily scrap a much larger monolithic die.
2. Choose a base die or integration layer
In a vertically stacked design, a base die provides power delivery and communication routes for the dies above it. In a 2.5D design, the dies sit beside one another and connect through a silicon interposer or redistribution layers (RDL). The base or integration layer is designed with the package’s electrical, mechanical and thermal requirements in mind.
3. Attach and connect the dies
Traditional Foveros-S uses face-to-face microbump bonding. Intel’s 2025 brief specifies a 36 µm microbump pitch for this approach. Foveros-R routes signals through fanout RDL rather than a silicon interposer, with Intel describing configurations using up to three RDLs.
Do these 3 things before closing this tab:
1Scan for outdated or missing drivers - takes under a minute2Repair Windows errors before they cause bigger problems3Fix the driver behind crashes, sound loss and screen glitchesFoveros Direct 3D uses a different interface. Copper pads on the two dies are aligned and bonded directly to one another. This copper-to-copper hybrid bond provides both the mechanical attachment and the electrical connection, removing conventional solder microbumps at that interface.

4. Complete the package and cooling path
After die attachment, the package is assembled with its substrate, external connections and thermal materials. A stacked package must move heat through a carefully planned path, particularly when a high-power logic die is not the topmost component. Dense vertical integration can reduce electrical distance while making mechanical stress and cooling design more demanding.
How Foveros Direct 3D hybrid bonding works
Hybrid bonding prepares matching copper pads and surrounding dielectric surfaces on the dies. The surfaces are aligned at very high precision, bonded, and then the copper forms a direct electrical path across the interface. Because the copper is part of the bond rather than a separate solder bump, connections can be placed much closer together.
Intel’s November 2025 Foveros Direct 3D brief states a pitch below 10 µm and describes that as up to 10 times finer than conventional microbump technologies. Those are Intel’s stated technology comparisons, not an independent benchmark showing a fixed speed or power gain in every product.
A finer pitch can provide more die-to-die connections in the same area. More connections allow wider parallel links, while shorter vertical paths can reduce the distance a signal travels. Whether that produces higher application performance depends on the chiplet architecture, signaling, memory behavior, software and workload.

Foveros versus 2.5D packaging and EMIB
2.5D Foveros
“2.5D” means the dies remain broadly in the same horizontal plane, but a separate integration layer provides connections that a conventional package substrate cannot. Foveros-S uses a silicon interposer. Foveros-R uses fanout RDL and does not require a silicon interposer. Neither arrangement is a vertical stack in the Foveros Direct sense.
Foveros Direct 3D
“3D” refers to the dies being placed on top of one another. Direct copper-to-copper bonding creates a much finer interface than the microbumps used in Foveros-S. The result is a short, high-density connection between tiers, but the stack must be designed around alignment accuracy, wafer processing, heat flow and known-good-die yield.
EMIB
EMIB, or Embedded Multi-die Interconnect Bridge, connects neighboring dies laterally through a small silicon bridge embedded in the package substrate. It does not, by itself, stack dies vertically. Intel can combine EMIB with Foveros in an EMIB 3.5D package, using bridges for side-by-side links and Foveros for stacked sections.
Why designers use Foveros
Heterogeneous process nodes
Chiplets let a product use an expensive leading-edge process only where it matters. I/O, analog circuitry, cache or power functions can remain on other nodes. This can improve design flexibility and may reduce cost, although savings depend on die size, package complexity, manufacturing yield and test requirements.

More bandwidth and lower communication distance
A dense die-to-die interface can carry more signals across a smaller area than a conventional package connection. Vertical stacking also shortens the physical path between tiers. Intel presents these characteristics as enablers of higher bandwidth, lower latency and better power efficiency; they are design goals and vendor-stated benefits, not universal product-level results.
Compact packages
Putting memory, cache or logic above rather than beside another die can reduce the package footprint. That can help products constrained by board area or needing many functions in a small module. The package still needs external power, cooling and mechanical support, so a smaller footprint does not automatically mean a simpler system.
Potential thermal advantages—and new thermal problems
Intel’s Direct 3D material describes continuous thermal paths and improved heat dissipation as benefits of the technology. In practice, a dense stack can also place a hot die beneath another layer, increasing the importance of heat spreaders, thermal interfaces and workload-aware power management. Cooling performance must therefore be evaluated for the complete package, not inferred from the interconnect pitch alone.

UCIe and chiplet compatibility
Intel says Foveros variants support the Universal Chiplet Interconnect Express (UCIe) specification, which is intended to standardize die-to-die communication. UCIe can define a common physical and protocol framework, but it does not make arbitrary chiplets plug-and-play. A usable combination still requires compatible electrical signaling, power delivery, thermal limits, packaging rules, firmware and system-level validation.
A large-package example: EMIB 3.5D
Intel’s current portfolio page cites the Data Center GPU Max Series SoC as an example containing more than 100 billion transistors, 47 active tiles and five process nodes. Intel attributes that package to EMIB 3.5D. It demonstrates the scale of Intel’s broader advanced-packaging portfolio, but it should not be described as a Foveros-only implementation.
Manufacturing perspective
Advanced packaging is a manufacturing discipline as well as a circuit-design technique. Intel describes assembly equipment that takes a silicon wafer “crust” and attaches selected specialized chiplets as “toppings,” in a July 29, 2026 Intel Newsroom explanation by principal engineer Chris Seibert. The analogy reflects a real shift: packaging lines must place, align, bond, inspect and test many separately manufactured components with semiconductor-level precision.
Intel executive vice president Ann Kelleher said in September 2023 that heterogeneous integration allows more components to be packed into a given package and product. Such statements describe the strategic purpose of advanced packaging; they do not establish a particular performance uplift for every Foveros device.
Trade-offs engineers must evaluate
- Yield: A package containing many dies can improve yield by using smaller dies, but every die and every bond must meet specification. A failed component can still reduce final-package yield.
- Thermal density: Stacking saves area but can make it harder to remove heat from an interior die.
- Alignment and inspection: Hybrid bonding requires extremely accurate surface preparation and alignment. Defects at a dense interface can affect many connections.
- Package and test cost: Interposers, RDL, bonding, known-good-die testing and advanced assembly add process steps. The economics depend on volume and design.
- Power delivery: A compact stack needs low-resistance power paths and careful distribution so that voltage drop and noise remain within limits.
- Design partitioning: Splitting a monolithic die only helps when the interfaces are well chosen. Poor partitioning can add latency, protocol overhead or verification complexity.
- Availability: A packaging capability, a roadmap milestone and a shipping product are different things. Buyers should verify the status of the exact process and package they need.
How to read Foveros claims accurately
- Identify the variant. Ask whether the claim concerns Foveros-S, Foveros-R, Foveros Direct 3D or a package that also uses EMIB.
- Check the geometry. Determine whether the dies are side by side through an interposer or RDL, stacked vertically, or connected with a bridge.
- Separate interface metrics from product results. Pitch, number of connections and package area describe the technology; benchmark performance requires a specific product and workload.
- Check the date and status. A 2025 brief, a 2026 portfolio page and a future production target do not carry the same certainty.
- Evaluate the whole system. Include cooling, board design, software, reliability, test strategy and supply availability rather than judging the package by density alone.
Bottom line
Intel Foveros is best understood as a toolkit for integrating chiplets, not as a single 3D chip. Foveros-S uses a silicon interposer, Foveros-R uses fanout redistribution layers, and Foveros Direct 3D stacks dies with direct copper hybrid bonding. EMIB provides a separate lateral bridge method and can be combined with Foveros in a 3.5D package. The technologies can enable compact, heterogeneous designs with dense die-to-die links, but the practical gains and costs are determined by the complete package and product implementation.
