Advanced chip packaging is the back-end semiconductor process that combines separate dies, chiplets, high-bandwidth memory (HBM) stacks and sometimes different process technologies into one tightly connected package. For AI hardware, the package is part of the computer’s performance architecture: it places enormous memory bandwidth close to the accelerator, shortens data paths and allows a very large system to be built from several specialized dies instead of one giant die.

The approach includes 2.5D designs such as TSMC CoWoS and Intel EMIB, and 3D designs such as TSMC SoIC and Intel Foveros. Each trades bandwidth, footprint, heat removal, manufacturing complexity, yield and cost differently. No public, cross-vendor data set proves that one method is universally best; the right choice depends on the accelerator, memory configuration, thermal budget and production scale.

Why packaging has become an AI-system issue

A conventional chip is often described as if the silicon die were the whole product. In an AI accelerator, that is no longer a useful boundary. Training and inference repeatedly move large tensors between compute engines and memory. If those transfers travel across a circuit board or through a relatively narrow interface, the accelerator can spend time and energy waiting for data rather than performing arithmetic.

Advanced packaging moves more of the system into a single package. Compute dies sit beside memory stacks or other chiplets, with thousands of short, dense connections. The result is a package-level interconnect with far more bandwidth per unit of space than a typical board connection and, generally, a shorter electrical path. The exact latency and energy benefit depends on the implementation; public vendor pages do not provide a consistent cross-product benchmark.

AI also pushes die size toward the limits of semiconductor manufacturing. A single enormous die is difficult to expose on a reticle, expensive to fabricate and more likely to contain a defect. Splitting the design into chiplets lets a company use several smaller dies, potentially on different process nodes, and assemble them into one system. TSMC says this partitioning can improve architectural flexibility, reuse, time to market, logic yield and cost. IBM Research presents chiplets as a way to meet rising AI performance demands. Those are vendor descriptions, not an independent industry-wide guarantee.

What the package contains

Compute dies and chiplets

A chiplet is a die designed to work with other dies through a defined package interface. One chiplet may contain matrix-multiplication engines, another may provide cache or I/O, and a third may implement a different process technology. The package connects them so software sees one accelerator or computing system.

This separation allows designers to reuse a proven I/O or cache die across products while changing the compute tile. It can also reserve an advanced process node for the transistors that benefit most from it and use less costly nodes for analog, I/O or memory-control functions. The practical payoff depends on interface standards, design tools, known-good-die supply and the ability to test every component before assembly.

HBM stacks

HBM is high-bandwidth memory built as vertically stacked DRAM dies. A wide interface connects the stack to the package’s logic through very short paths. AI accelerators use HBM because neural-network weights, activations and intermediate tensors can exceed the capacity of on-die cache, while ordinary external memory cannot provide the same combination of bandwidth and proximity.

Packaging does not make HBM unlimited. The number of stacks, their placement, power delivery and thermal path all constrain the design. HBM availability and package capacity can also become production bottlenecks.

Interposers, bridges and bonding layers

An interposer is a layer—often silicon—with fine wiring that routes signals between adjacent dies. An embedded bridge performs a similar high-density connection in a smaller region of the package substrate rather than across one large interposer. Vertical designs use tiny bond points or through-silicon connections to join one die to another.

2.5D versus 3D packaging

2.5D: side-by-side dies on an interposer or bridge

In a 2.5D package, the main dies remain broadly side by side. A silicon interposer, or a bridge embedded in the substrate, carries dense die-to-die wiring. The term does not mean a literal half-dimensional device; it distinguishes a multi-die arrangement on a common layer from vertical die stacking.

TSMC calls CoWoS a 2.5D technology for connecting system-on-chips, chiplets and HBM in high-performance computing and AI products. Intel’s EMIB embeds a silicon bridge between adjacent dies, providing high-density links without requiring a full-size silicon interposer under the entire package.

3D: dies stacked vertically

3D packaging places one die above another. Vertical connections shorten the path and can deliver very high connection density while reducing the package footprint. The cost is a more difficult thermal and manufacturing problem: heat generated in an inner die must pass through other material, and every bonded layer must meet alignment, cleanliness and yield requirements.

TSMC’s 3DFabric family includes SoIC 3D stacking alongside CoWoS and InFO. Intel’s Foveros is its 3D stacking family. IBM Research describes hybrid bonding as a method for shrinking interconnections between chiplets. “Smaller” connections are useful only when the design can remove heat, deliver power and test the stacked assembly reliably.

How advanced packaging is built into an AI accelerator

  1. Partition the architecture. Engineers decide which functions belong on one die and which should become separate chiplets. They model data movement, power, clocking, memory capacity and the package outline before committing to a physical layout.
  2. Select process nodes and interfaces. High-density compute may use a leading-edge node while I/O or analog functions use another. The die-to-die protocol, bump or bond pitch, signal integrity and power connections must be specified together.
  3. Design the package and memory map. HBM locations, interposer or bridge wiring, substrate layers, voltage rails and mechanical constraints determine how much bandwidth is actually reachable by each compute tile.
  4. Fabricate and screen individual dies. Dies intended for a multi-die package are tested as known-good dies where the manufacturing flow permits. This screening reduces the chance that one defective component ruins an expensive assembly, but it adds test time and does not eliminate yield loss.
  5. Assemble, bond and inspect. The package maker attaches dies, HBM stacks, bridges or interposers, then checks alignment, electrical continuity and mechanical integrity. Larger interposers and finer connections increase inspection and process-control demands.
  6. Run package-level tests. The completed unit is tested for high-speed links, memory operation, power behavior and thermal characteristics. Failures can arise from interactions among individually good dies, so package-level testing remains essential.
  7. Validate the system. Firmware, drivers and workload schedulers must account for the actual memory topology and chiplet links. A theoretical bandwidth number is not the same as application throughput if software cannot keep all engines supplied with data.

Why AI workloads benefit from chiplets and HBM

More usable bandwidth near compute

Matrix operations consume data at a rate that can overwhelm distant memory. Placing HBM beside the accelerator provides a broad, short connection. TSMC says its CoWoS and 3DFabric technologies are aimed at combining logic, high-performance memory and other technologies for AI and high-performance computing.

Scaling beyond one reticle-sized die

A chiplet system can deliver more total transistors than a single reticle-limited die by spreading logic across several dies. Intel’s packaging materials describe a transition from single system-on-chip designs to “systems of chips.” Intel also states a goal of reaching 1 trillion transistors in one package by 2030. That is a company goal, not a demonstrated industry result.

Reuse and heterogeneous integration

Chiplets allow one product family to mix compute, cache, I/O, networking and memory technologies. A designer can reuse an interface or I/O tile while changing the accelerator tile, or combine dies produced on different nodes. TSMC identifies flexibility, design reuse and time to market as potential advantages; actual savings depend on nonrecurring engineering, packaging cost and volume.

What to compare when choosing a packaging approach

Bandwidth alone is an incomplete measure. A package team should evaluate:

  • Bandwidth density and latency: how many bits per second can move between each pair of dies, and how long a transfer takes under the target signaling scheme.
  • Energy per transferred bit: short wires can reduce interface energy, but retimers, PHYs and repeated crossings may offset part of the gain.
  • Thermal resistance: stacked logic can make hot spots harder to cool, while HBM and power-delivery structures also contribute heat.
  • Package size and reticle escape: interposers and substrates must fit available manufacturing equipment and board constraints.
  • Yield and known-good-die strategy: the flow must detect defective dies and defective bonds without making every assembled package uneconomical.
  • Testability and repair: engineers need access to high-speed links and memory channels during production test; some architectures provide redundancy or spare resources, others do not.
  • Supply capacity: interposer, bridge, substrate and HBM capacity can limit shipments even when wafer fabrication is available.
  • Ecosystem maturity: standards, design rules, electronic-design-automation support, assembly partners and software tools affect schedule risk.

Public vendor pages establish the architectures and intended benefits, but they do not publish a comparable cross-vendor table of cost, yield, thermal resistance or watts saved. Treat marketing performance claims as technology positioning unless a product-specific, independently measured result is available.

The limits and failure modes

Heat trapped in dense assemblies

Adding dies increases the amount of computation in a small area. Vertical stacks are particularly sensitive because an inner die has a longer path to a heat spreader. Designers may lower clock speeds, reserve thermal headroom, add cooling hardware or move hot functions to separate tiles.

Power delivery and signal integrity

AI accelerators can draw large, rapidly changing currents. Package traces, bumps, voltage regulators and decoupling capacitors must keep supply noise within limits. At high signaling rates, crosstalk, loss and timing skew can reduce the usable link rate even when the physical connection is extremely dense.

Yield, inspection and cost

Every die, bond and interconnect is another potential failure point. Known-good-die testing helps, but tests cannot catch every interaction before assembly. Larger interposers and advanced substrates consume specialized capacity, and HBM supply may constrain the entire product. These factors can make a technically excellent package impractical at a planned volume.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Software and workload imbalance

A package can offer exceptional peak bandwidth while an application remains limited by synchronization, sparse access patterns, memory capacity or an imbalanced chiplet topology. Architects should measure end-to-end workloads rather than equating a wider interface with proportional AI performance.

Industry scale and what the published figures mean

Intel’s 2026 fact sheet reports 1.4 billion AI chips among 3 trillion semiconductor units shipped in 2024. The same fact sheet says Intel has more than 100 2.5D products in volume production. These are company-reported figures and describe Intel’s stated scope; they are not an independent count of every AI chip or every 2.5D product worldwide.

Intel’s packaging page invites customers to “Join Intel Foundry’s goal of 1 trillion transistors in a package by 2030.” TSMC describes CoWoS as “the essential foundation” for high-performance computing and AI products. IBM Research says that bringing multiple technologies together at package level can increase performance and reduce cost while creating a path for AI’s rising demands. Such statements explain each organization’s strategy, but they do not establish a universal cost, yield or performance advantage.

How to read an advanced-packaging specification

When a vendor announces an AI package, ask for the details behind the headline:

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.
  • How many compute dies, cache dies and HBM stacks are present, and which process nodes make them?
  • Is the connection 2.5D, 3D, or a combination of interposer, bridge and vertical bonding?
  • What bandwidth is aggregate, per stack, per link and sustained under the intended workload?
  • What package power, cooling method and operating temperature are assumed?
  • How are known-good dies screened, and what package-level test coverage is provided?
  • What manufacturing capacity exists for the interposer, bridge, substrate and HBM configuration?
  • Which figures are measured on shipping hardware, and which are goals or vendor projections?

Those questions separate a physical packaging description from a useful estimate of system performance and production risk.

Bottom line

AI needs advanced packaging because compute performance is increasingly limited by moving data, fitting enough transistors on one die and supplying memory bandwidth without excessive energy. 2.5D methods such as CoWoS and EMIB place chiplets and HBM side by side through dense interconnects; 3D methods such as SoIC and Foveros stack dies for even shorter, denser links. The gains are real architectural possibilities, not automatic outcomes: thermal design, power delivery, yield, testing, supply capacity and software determine whether a package delivers its promised value.
