Advanced semiconductor packaging brings multiple semiconductor dies together inside a tightly connected package, so they can work as a system. Instead of building every function on one large chip, designers can combine dies with different roles and connect them at high density. The package itself becomes part of the system architecture, affecting how components communicate, receive power, shed heat, and are tested.
What “advanced packaging” means
The National Institute of Standards and Technology (NIST) describes advanced packaging as many chips with diverse functions assembled closely on a substrate in two or three dimensions. In practice, the term covers a range of ways to integrate dies and other components; it does not name one universal construction or manufacturing process.
In a conventional system, packaged chips connect through a printed circuit board. Advanced packaging creates denser connections among components within a package. That can make the package more than a protective enclosure: its interconnects and layout help determine how the combined system functions.
How the main approaches differ
The labels describe different aspects of package design. In particular, 2.5D and 3D refer to different physical arrangements, while chiplets and heterogeneous integration describe components or integration strategies.
#1 Best Overall
- Read Before You Buy — No Video Output: These adapters support charging and USB 2.0 data transfer, but cannot transmit video signals. Except for standard USB webcams (which use USB data only), they are not compatible with HDMI/DisplayPort cables, video-capable USB-C hubs, or docking stations with video output.
- Convert USB-A Ports to USB-C: Designed to connect USB-C earphones, cables, flash drives, card readers, and other USB-C accessories to standard USB-A ports. Plug-and-play with no drivers or software required.
- Aluminum Alloy Housing: Built with a sturdy aluminum alloy shell that aids in heat dissipation and protects against daily wear and scratches. Designed to maintain a stable and secure connection.
- Compact & Travel-Friendly: The ultra-compact design allows the adapter to stay plugged into your device without blocking adjacent ports or adding bulk, reducing wear and tear on your original USB ports.
- 12-Month Warranty: Backed by a 12-month manufacturer warranty for peace of mind. Designed to meet strict quality control standards for reliable everyday performance.
| Approach or term | What it describes |
|---|---|
| 2.5D integration | Dies placed side by side and connected through an interposer or a related high-density routing structure. |
| 3D integration | Dies stacked vertically within a package. |
| Chiplets | Dies designed to work with other dies in a package. |
| Heterogeneous integration | Combining components or dies with different functions or other differing characteristics. |
| Fan-out wafer-level packaging and system-in-package | Additional approaches in the broader packaging landscape; these names do not imply the same physical construction as 2.5D or 3D integration. |
These categories can overlap: a package can combine chiplets using a particular physical arrangement, for example. The names alone do not establish a vendor’s exact design or implementation.
Why package-level integration matters
Combining dies can let a system bring together different functions without requiring every function to be built on one monolithic die. The package’s connections can support communication among those dies and link them to the larger electronic system. NIST says this approach can deliver system-level function, performance, and power benefits beyond conventionally packaged chips connected on a printed circuit board.

Those are potential system benefits, not a guarantee that every advanced package will be cheaper, faster, or more power-efficient. The outcome depends on the system and its design. NIST identifies high-performance computing, artificial intelligence, and mobile devices as application areas; its 2025 annual report describes advanced packaging as a way to support compact systems with improved performance, power efficiency, and functionality.

What makes advanced packages difficult to engineer
Putting components close together creates a system-design problem, not just an assembly problem. Electrical, thermal, mechanical, materials, manufacturing, and test decisions interact, and a design must work as an integrated whole.

- Sleek 7-in-1 USB-C Hub: Features an HDMI port, two USB-A 3.0 ports, and a USB-C data port, each providing 5Gbps transfer speeds. It also includes a USB-C PD input port for charging up to 100W and dual SD and TF card slots, all in a compact design.
- Flawless 4K@60Hz Video with HDMI: Delivers exceptional clarity and smoothness with its 4K@60Hz HDMI port, making it ideal for high-definition presentations and entertainment. (Note: Only the HDMI port supports video projection; the USB-C port is for data transfer only.)
- Double Up on Efficiency: The two USB-A 3.0 ports and a USB-C port support a fast 5Gbps data rate, significantly boosting your transfer speeds and improving productivity.
- Fast and Reliable 85W Charging: Offers high-capacity, speedy charging for laptops up to 85W, so you spend less time tethered to an outlet and more time being productive.
- What You Get: Anker USB-C Hub (7-in-1), welcome guide, 18-month warranty, and our friendly customer service.
- Power delivery: The package must supply power to closely coupled components. NIST’s 2025 report identifies power delivery as a challenge for dense chiplet packages.
- Heat management: Heat must be dissipated from a dense assembly. NIST also identifies thermal management as a key challenge.
- Testing and repair: Engineers need ways to test complex assemblies and address faults when components are tightly integrated.
- Reliability and inspection: NIST notes that assuring reliability becomes difficult when small dimensions make traditional visual inspection impractical.
- Materials and measurement: NIST’s 2025 materials publication highlights polymer-based materials, metrology, characterization, and standards as areas requiring further work.
These constraints help explain why a package that improves one system goal may still demand difficult trade-offs in design, manufacturing, test, or reliability.
What NIST’s packaging program funding does—and does not—show
NIST reports that the CHIPS National Advanced Packaging Manufacturing Program finalized $300 million in first-round awards for advanced substrate and material research. NIST’s program page is undated in the retrieved material; the figure is reported as a program amount on a page accessed in 2026. It describes awards for research, not global market revenue or the total value of the advanced-packaging industry.

How to read claims about advanced packaging
Because “advanced packaging” covers multiple structures and integration strategies, a broad claim about the category may hide important differences. When evaluating a technical or product claim, look for the specific package arrangement, the system benefit being claimed, and the conditions under which that benefit applies. A general label alone does not establish that a package is more efficient, less costly, or more reliable than another design.
