“Transistor feature size” is not one precise measurement. It can mean a physical dimension such as gate length, the spacing between repeated features called pitch, or—more loosely—the generation name of a semiconductor process. A process-node label such as “7 nm” does not mean every transistor, or any one transistor dimension, is exactly 7 nm.
What does transistor feature size mean?
The phrase is useful only when the feature being measured is clear. In a transistor, gate length is one physical dimension; in the surrounding chip layout, pitch describes spacing between repeated structures. A process node, meanwhile, is a manufacturing generation rather than a single ruler measurement.
Gate length is a transistor dimension
Gate length refers to the physical length of a transistor’s gate. It is distinct from a process name. For example, Intel said in an August 13, 2002 announcement that its “90 nm” process would feature transistors with a 50 nm gate length. Pitch is the repeat spacing between features in a layout. The International Roadmap for Devices and Systems (IRDS) discusses the half-pitch of the tightest metal layer and separately identifies contacted gate pitch and tightest metal pitch. These are layout measurements, not synonyms for gate length. IRDS 2022 Executive Summary

A process node is a manufacturing generation
Intel describes a process node as a fabrication recipe and component architecture—including transistors and interconnects—made through thousands of manufacturing steps. Node characteristics can include transistor size and density, power efficiency, performance, cost, and thermal management. The node name is a generation label for that broader set of technologies, not a single physical dimension. Intel: What is a process node?
Why node names stopped acting like measurements
Historically, a node number had a closer connection to physical scaling. The IRDS account traces the convention to the half-pitch of the tightest metal layer. Through the 1970s, 1980s, and much of the 1990s, gate length and metal half-pitch were roughly similar, so a single number could suggest both density and aspects of transistor performance. Those dimensions later scaled differently, and naming conventions changed. IRDS describes successive approaches that included averaging metal half-pitch and gate length, using gate dimensions alone, and eventually defining labels as percentages of a preceding label. Over time, node names became detached from a direct correspondence with integrated-circuit feature dimensions.

Intel’s 2021 naming announcement states that “the industry has long recognized that traditional nanometer-based process node naming stopped matching the actual gate-length metric in 1997.” That is Intel’s characterization in its announcement, not a formally established industry-wide cutoff. How to compare processes meaningfully
Do not treat identical node numbers from different manufacturers as evidence that their transistors have identical dimensions. Nor does a smaller-sounding node name by itself establish that a process is better. When published data are available, compare the same named physical metrics and the resulting process capabilities.
- Contacted gate pitch: a measure of spacing associated with contacted gates.
- Metal pitch: the spacing of repeated metal interconnect features; identify which metal layer or pitch definition is being reported.
- Cell area or transistor density: useful for assessing how much logic can fit in a given area, while noting that density figures depend on what is counted and how.
- Gate length: compare only when manufacturers publish a comparable definition and measurement.
- Power, performance, and area (PPA): Intel identifies these as primary process-evaluation metrics. They describe practical outcomes more directly than a node label alone. Intel: What is a process node?
A cross-vendor comparison is only as sound as the definitions behind it. The sources cited here do not establish a neutral, current table of comparable transistor dimensions across manufacturers, so a node number should not be converted into an assumed gate length or used as a complete ranking.

Why transistor architecture matters
Even named dimensions do not tell the whole story because transistor structures affect how devices behave and scale. TSMC says it used planar transistor structures until FinFETs entered production with its 16nm technology in 2014. The company describes FinFETs as a response to poor electrostatic channel control at short gate lengths, and says the structure allowed density scaling to be partly decoupled from effective device-width scaling. The practical definition
Use “transistor feature size” only with a qualifier when precision matters: specify gate length, a particular pitch, or another defined physical metric. If the term is being used to mean a process node, say that explicitly and treat the node name as a process-generation label—not a literal measurement of every transistor.
