Deposition adds films, lithography defines the pattern, etch removes selected material, and inspection and metrology verify what happened. Together, these equipment categories let a fab build and control the microscopic layers that become transistors, interconnects, and other chip structures. They operate in a repeating loop with cleaning, implantation, thermal treatment, planarization, testing, and many other steps—not as a complete factory recipe.

What do deposition, etch, inspection, and metrology equipment do?

A simplified wafer-processing loop looks like this:

  1. Deposit a conducting, insulating, or semiconducting film on the wafer.
  2. Coat and expose photoresist in a lithography system so a pattern is defined in the resist.
  3. Etch the exposed regions, selectively removing film or wafer material.
  4. Inspect and measure the result for defects, dimensions, alignment, focus, and other targets.
  5. Clean and perform other processes, then repeat the loop for additional layers.

Actual manufacturing flows contain hundreds of operations. ASML describes an overview path that can take up to four months from design to mass production, but that is an attributed, high-level estimate; the duration varies with the chip, process technology, factory, and production conditions.

Where the four equipment categories fit in wafer fabrication

Category Primary action Typical question answered
Deposition Adds a controlled film to the wafer Did we create the required material with the required thickness and properties?
Lithography (context) Patterns photoresist with optical or other exposure Where should the next feature be formed?
Etch Removes selected material Did removal create the intended shape without damaging surrounding layers?
Inspection Finds particles, pattern defects, and suspect conditions Is there a visible or detectable defect that could reduce yield?
Metrology Measures process or device parameters Are dimensions, alignment, focus, thickness, or electrical targets within limits?

Inspection and metrology can appear in the same process-control organization and sometimes share platforms, but they are not synonyms. Inspection is principally about finding defects or abnormal conditions. Metrology is principally about quantifying a target property.

Deposition: building the films that become chip structures

Deposition equipment places a thin layer over a wafer. The film may be dielectric, metal, or another material needed for a device structure. The choice of process changes composition, thickness control, conformality, density, stress, electrical behavior, and compatibility with later etch and clean steps.

Physical vapor deposition (PVD)

Applied Materials describes PVD as sputtering material from a solid target in a vacuum. Energetic particles dislodge atoms from the target; those atoms travel to the wafer and form a film. PVD is useful when a process needs a physically deposited metal or barrier layer, but coverage of deep or narrow features depends strongly on geometry and process conditions.

Chemical vapor deposition (CVD)

In CVD, gaseous precursors reach the heated wafer and react or decompose at its surface. The reaction creates a solid film while volatile by-products are removed. CVD can provide materials and coverage that are difficult to obtain by simple line-of-sight sputtering, although precursor chemistry, temperature, chamber conditions, and by-products must be controlled.

Atomic layer deposition (ALD)

ALD uses sequential exposures to different reactants. Each exposure is designed to saturate the surface, so one cycle adds a very small, controlled amount of material—often described as an atomic layer per cycle. That self-limiting behavior is valuable for extremely thin films and high-aspect-ratio structures where uniformity and thickness precision matter. ALD is not merely a slower version of CVD; it relies on a different surface-reaction mechanism.

Electrochemical deposition

Lam Research identifies electrochemical deposition as a route used for copper interconnects. In this approach, an electrically driven chemical reaction deposits metal from a liquid electrolyte onto selected wafer surfaces. The surrounding stack, seed layer, current distribution, and subsequent planarization all affect the usable result.

Selective deposition

Some processes are designed to grow material preferentially on one surface while suppressing growth on another. Selectivity can reduce later patterning or fill only the regions that need a material, but it depends on surface preparation and tightly controlled chemistry. “Deposition” therefore describes a family of process mechanisms, not one interchangeable machine.

Lithography defines the pattern before etch

Etch tools do not decide the circuit layout. Lithography first transfers a pattern into photoresist: the wafer is coated, exposed through a pattern, and developed so selected regions of resist remain or are removed. The resist then acts as a temporary mask for etch or another process.

Alignment between successive layers is critical. A small overlay error can shift a contact, gate, or interconnect relative to the layer beneath it. Focus and exposure conditions also affect the printed shape. These are the reasons metrology systems measure overlay and focus and can provide data to lithography control systems.

Etch: removing material to form the feature

After lithography, an etch process selectively removes exposed film or substrate material. Lam Research’s official process description states: “Etch processes help create chip features by selectively removing films and materials that have been deposited on the wafer.” The result may be a trench, hole, line, spacer, contact opening, or other three-dimensional structure.

Dry etch

Dry etch uses gases activated by plasma or another energetic environment. Reactive species interact with the exposed surface, while electrical fields and chamber conditions help control directionality. Reactive ion etch is a primary technology identified by Lam Research. Directional dry etch is indispensable when a vertical profile is needed in a narrow feature, but it must be tuned to limit sidewall damage, residue, microloading, and unwanted attack on the mask or underlying layer.

Atomic layer etching (ALE) applies a cyclic, self-limiting concept to removal. Lam describes it as capable of removing only a few atomic layers at a time. That fine control can help when the process window is too small for a continuous etch, though cycle time and chemistry integration become important manufacturing considerations.

Wet etch

Wet etch immerses or contacts the wafer with a liquid chemical solution. ASML distinguishes wet etching from dry etching by this basic medium: liquid chemistry versus gases or plasma. Wet processes can provide high selectivity for particular material pairs and are often used for cleaning or removing residual films, as the OECD notes. They may be less directional than plasma etches, so they are not automatically suitable for every narrow, high-aspect-ratio feature.

What makes an etch successful?

  • Selectivity: the intended film is removed faster than the mask, stop layer, or neighboring material.
  • Profile: sidewalls, corners, bottoms, and critical dimensions match the process target.
  • Uniformity: removal is consistent across the wafer and from wafer to wafer.
  • Damage and residue control: plasma, ions, polymers, and by-products do not compromise later steps.
  • Endpoint control: the process stops at the desired layer rather than over-etching it.

These requirements explain why “etch rate” alone is not a sufficient way to compare tools. The relevant metric depends on the material stack, geometry, mask, and electrical or mechanical function of the finished feature.

Inspection versus metrology: related but different jobs

Inspection finds defects and abnormal conditions

Inspection systems search for particles, pattern flaws, scratches, missing or extra features, and other suspect conditions. A defect map can show whether problems are random, concentrated at the wafer edge, repeated at a particular die location, or associated with a chamber or process module. Inspection is therefore closely tied to yield learning: it helps the factory locate where unacceptable variation is occurring.

Metrology measures a target property

Metrology quantifies values such as critical dimensions, film thickness, overlay, focus, profile, composition, or electrical characteristics. ASML describes optical metrology for overlay and focus. Overlay is the alignment error between layers; focus measurements help determine whether the lithography image was printed under the intended conditions.

Applied Materials describes inspection and metrology as quality-monitoring activities across individual production steps. A metrology result can be a continuous number compared with a target, while an inspection result may be a defect count, location, image, or classification. Both are needed: a wafer can have no obvious particles yet still have a systematic dimensional drift, or it can meet average dimensions while containing isolated killer defects.

Optical and electron-beam approaches

Optical systems can inspect or measure many wafers quickly, making them useful when throughput and frequent sampling matter. ASML describes e-beam inspection as offering higher resolution but operating more slowly than optical metrology. The trade-off is not “good” versus “bad”: optical tools provide speed and broad monitoring, while electron-beam methods can reveal smaller or more subtle features and defects when the extra time is justified.

How measurement closes the process-control loop

  1. Run the process: deposit, expose, etch, or otherwise process a wafer.
  2. Measure or inspect: collect dimensions, overlay, focus, defect information, or other signals.
  3. Analyze the data: separate random variation from a systematic shift, excursion, or spatial pattern.
  4. Apply a correction: adjust a recipe, exposure setting, alignment, dose, focus, chamber condition, or lot disposition when the control strategy allows it.
  5. Verify: measure subsequent wafers to confirm that the correction improved the target without creating a new problem.

ASML describes metrology data being analyzed and fed back to lithography equipment for real-time corrections. That is a process-control example, not a claim that every measurement directly changes every tool. Some data trigger alarms, engineering review, wafer holds, or longer-term recipe updates instead.

Choosing or comparing equipment: the useful axes

There is no single universal “best” deposition, etch, inspection, or metrology tool. A meaningful comparison starts with the job the tool must perform.

Comparison axis Questions to ask
Process function Does the system add material, remove it, find defects, or measure a target?
Material and structure Which films, substrates, aspect ratios, and layer stacks are qualified?
Resolution and sensitivity What smallest dimension, overlay error, defect, or thickness change must be detected?
Throughput and sampling Must every wafer be checked, or is slower high-resolution sampling acceptable?
Uniformity and repeatability How stable are results across the wafer, lots, chambers, and maintenance cycles?
Process-control integration Can data feed a control loop, trigger a hold, or connect to the fab’s manufacturing system?
Integration cost What gases, chemicals, facilities, service, training, and downtime are required?

The cited manufacturer pages explain process mechanisms and stated capabilities, but they do not provide a like-for-like independent benchmark across vendors. A specification sheet should therefore be read in the context of the exact material stack, design rules, sampling plan, and factory control strategy.

Supplier landscape by equipment subcategory

The OECD’s 2025 Mapping the semiconductor value chain identifies Applied Materials, Lam Research, Tokyo Electron, and ASM among deposition-equipment suppliers. It names Lam Research, Applied Materials, and Tokyo Electron among dry-etch suppliers and identifies KLA among process-control companies. ASML’s materials describe its lithography systems, YieldStar metrology, and HMI e-beam inspection.

These names illustrate roles in particular subcategories; they are not an exhaustive list and do not establish one company as the leader across all four equipment classes. The OECD specifically notes that supplier positions vary by subcategory, and those positions can change over time.

Common misunderstandings and troubleshooting logic

“Deposition and etch are opposites, so one tool can do both.”

They are opposite at the highest level—one adds material and the other removes it—but their chambers, chemistries, vacuum conditions, contamination controls, and endpoint requirements differ. A fab normally treats them as distinct process modules.

“Inspection proves the wafer is dimensionally correct.”

Inspection can find defects without measuring every dimensional target. Use metrology for overlay, focus, thickness, critical dimensions, and other quantitative specifications; use inspection for defect discovery and classification.

“Higher resolution is always better.”

Higher resolution can reveal smaller defects or features, but slower acquisition may reduce sampling. A fast optical screen and a slower e-beam investigation can be complementary rather than competing choices.

“A process excursion always comes from the latest tool.”

Defects and drift can originate in deposition, lithography, etch, cleaning, handling, contamination, or measurement itself. Correlate defect maps and metrology trends with chamber history, wafer route, recipe version, maintenance events, and neighboring process steps before changing a recipe.

Why these four categories matter to yield

Every patterned layer depends on a chain of tolerances. Deposition establishes the material and thickness that etch must remove. Lithography establishes where removal occurs. Etch determines the final profile and interface. Inspection detects random and systematic defects, while metrology quantifies whether the process stayed on target. If one link drifts, later layers may amplify the error or make it impossible to recover.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

The practical goal is not simply to produce a wafer that looks patterned. It is to produce repeatable structures, measure them early enough to act, and feed trustworthy information back into the process. That is how deposition, etch, inspection, and metrology function as parts of one manufacturing-control system rather than isolated machines.
