Samsung has confirmed that it is developing 4F² DRAM, but it has not committed to a production date. CXMT says it plans to unveil a 4F² server DDR5 registered DIMM before the end of 2026; that is a planned launch, not proof of qualified, high-volume manufacturing.
What Samsung confirmed
At SEDEX 2026 on October 14, Samsung Electronics president and chief technology officer Song Jae-hyuk was asked whether the company was developing 4F² DRAM. He answered “Yes” and added, “We’re working hard on it.” He did not provide a development milestone, customer qualification date or mass-production schedule.
That wording confirms an active program, not a commercial product commitment. Earlier reports suggested possible 2028 production for Samsung’s related D0a-V effort, but later coverage said the program had no firm adoption timeline. The most supportable description today is a research-backed prototype with an uncertain path to volume production.
Why 4F² DRAM is important
The geometry
A conventional 6F² DRAM cell occupies a rectangle measuring 3F by 2F, where F represents the relevant feature size. A 4F² cell uses a 2F by 2F layout. At the same feature size, the 4F² cell occupies one-third less area than 6F², creating a theoretical 50% increase in cell density.

- Boosts System Performance: 32GB DDR5 RAM laptop memory kit (2x16GB) that operates at 5600MHz, 5200MHz, or 4800MHz to improve multitasking and system responsiveness for smoother performance
- Accelerated gaming performance: Every millisecond gained in fast-paced gameplay counts—power through heavy workloads and benefit from versatile downclocking and higher frame rates
- Optimized DDR5 compatibility: Best for 12th Gen Intel Core and AMD Ryzen 7000 Series processors — Intel XMP 3.0 and AMD EXPO also supported on the same RAM module
- Trusted Micron Quality: Backed by 42 years of memory expertise, this DDR5 RAM is rigorously tested at both component and module levels, ensuring top performance and reliability
- ECC Type = Non-ECC, Form Factor = SODIMM, Pin Count = 262-Pin, PC Speed = PC5-44800, Voltage = 1.1V, Rank And Configuration = 1Rx8
The smaller footprint generally requires a vertical transistor, such as a vertical surrounded-gate or vertical-channel design, to free horizontal space. That change affects transistor fabrication, capacitor integration, contacts, wiring, yield and reliability; shrinking the drawn cell does not automatically produce a one-third-smaller finished memory chip.
What the density claim does and does not mean
The one-third area reduction is a geometric comparison at equal process dimensions. Real products also depend on peripheral circuits, redundancy, input/output structures, packaging and defect rates. A company using a larger line width can lose much or all of the theoretical advantage.
Samsung’s demonstrated technology
Samsung showed a working 16Gb 4F² DRAM prototype in an ISSCC 2026 paper. The reported design used vertical-channel transistors and wafer-to-wafer hybrid copper bonding. That demonstration is stronger evidence than a roadmap graphic, but it remains a prototype rather than a released server module.

Its first-quarter 2026 interim report estimated 38.4% global DRAM revenue share and said the company had begun mass shipments of HBM4 while expanding high-density DDR5 and other AI-related memory. Those figures describe current products, not a production 4F² node.
Samsung is not the only Korean company working on the concept. At the 2025 IEEE VLSI Symposium, SK hynix CTO Cha Seon-yong said the company would pursue a “4F² VG platform and 3D DRAM technology” below the 10-nanometer node. That statement also describes technology development rather than a shipping product.

What CXMT announced for 2026
China-based CXMT says it plans to unveil a server-grade DDR5 registered DIMM (RDIMM) using a 4F² cell structure and hybrid bonding before the end of 2026. Tom’s Hardware reported CXMT president Cao Kanyu describing the first product as a server DDR5 RDIMM with vertical transistors. CXMT has not announced the module’s speed, capacity, exact launch date or mass-production schedule, and it has not posted a matching 4F² release in its Chinese or English newsroom.
Seoul Economic Daily’s cited semiconductor experts therefore characterize the statement as a launch announcement, not evidence that volume manufacturing has begun. A product unveiling could mean a demonstration module, engineering samples or an announced design; it does not by itself establish customer qualification, sustained yield or commercial availability.

Is CXMT ahead of Samsung in 4F² memory?
CXMT may be ahead on publicly stated launch timing, but the available evidence does not show that it is ahead in qualified production. Seoul Economic Daily reported that CXMT’s proposed 4F² cells use a 15 nm line width, while Korean suppliers use 12.2 nm 6F² cells. Because feature size differs, CXMT’s nominally denser geometry could have practical density comparable to, rather than better than, a more advanced 6F² process.
The decisive metrics have not been published: wafer yield, bit cost, operating speed, capacity, error characteristics, customer qualification and sustained output. As Korea Semiconductor Industry Association executive director Ahn Ki-hyun put it, “China has now climbed to the point where you can see it coming up behind you.” That describes competitive pressure, not proof that CXMT has overtaken Samsung in 4F² manufacturing.
When will 4F² DDR5 server memory ship?
CXMT
The only public target is an unveiling before the end of 2026. No source establishes a retail ship date, volume allocation or qualified server platform. Buyers should treat any year-end appearance as an announcement milestone until CXMT publishes module specifications, validation results and supply information.

Samsung
Samsung has shown a 16Gb research device but has not committed to a commercial 4F² DDR5 date. The previously reported 2028 possibility is not a current firm schedule, particularly because the related D0a-V program has no confirmed adoption timeline.

Scan for outdated or missing drivers - takes under a minuteDriver Scan →Repair Windows errors before they cause bigger problemsFix Now →Do not confuse CXMT’s G5 production with 4F² production
CXMT’s official September 20, 2026 G5 release says its fifth-generation DRAM platform is in mass production. It reports an 11.95 nm active-area half-pitch, a 45:1 capacitor aspect ratio and 24Gb LPDDR5X products in mass production.
That release does not say G5 is the separate 4F² server RDIMM announced in October. CXMT therefore has documented mass production of G5 products, but no equivalent public proof of mass production for its 4F² server design.
What server-memory buyers should check
A DDR5 ECC RDIMM is a registered server memory module, but a generic RDIMM is not guaranteed to match CXMT’s future 4F² design or a particular server. Before purchasing, verify the module’s speed, capacity, rank organization, error-correction support, platform validation and firmware compatibility. Until CXMT publishes those specifications, its proposed module cannot be selected on the basis of the 4F² label alone.
What to watch next
- CXMT’s actual year-end 2026 demonstration and whether it identifies engineering samples or volume products.
- Published RDIMM speed, capacity, power, error-correction and server qualification data.
- Evidence of wafer yield, sustained capacity and customer shipments rather than a one-time unveiling.
- A Samsung production node, adoption partner or dated qualification plan for 4F² DRAM.
- Whether either company reports density and cost at comparable line widths, not just the 4F² cell geometry.
Samsung has confirmed that 4F² development is under way, while CXMT has put a 2026 server-module unveiling on the calendar. The competitive story is therefore timing versus proof: CXMT is making the earlier public launch claim, but neither company has yet established qualified, high-volume 4F² server DRAM in the evidence available.
