A false positive in AI-based chip testing is a result the system flags as defective, abnormal, or belonging to a defect class when independent engineering evidence does not support that conclusion. Before changing a model threshold, determine whether the error is in the AI classifier, the test data, the acceptance limit, the test conditions, or an ambiguous diagnosis. The safest remedy is an evidence-first workflow: preserve the original evidence, define the reference result, isolate the failure point, change one justified component, and revalidate on representative devices before production use.
What “false positive” means in chip testing
The term is used for several different events. An AI classifier can produce a false alarm by labeling a good die as failing or assigning it to the wrong defect category. A production test can also generate a false reject because a tester, probe, fixture, timing setting, or limit is wrong even when the AI merely reports the result. In scan diagnosis, several candidate defect locations may fit the observed failing pattern; calling one candidate “false” may be premature if no independent evidence establishes the physical cause.
Write the event in a form that can be measured: “The model flagged die X as category Y; electrical retest, physical failure analysis, or another qualified reference classified it as non-defective.” Also record whether the decision was a fail bin, a review alert, a diagnosis candidate, or an anomaly score above a threshold. A threshold change can address a classifier error, but it cannot repair a damaged probe card or an acceptance criterion that changed without updating the labels.
Evidence-first workflow
1. Define the decision and its ground truth
State exactly what the system called positive and what evidence makes that call false. For example, “scan-fail diagnosis selected an incorrect cell” is different from “the die failed a functional limit but passed a later retest.” Decide which reference process is authoritative for this investigation: an approved retest, an independent tester, wafer sort versus final test correlation, physical failure analysis, or another engineering method. If the reference itself is uncertain, classify the case as unresolved rather than forcing it into a true or false label.

- 12-Month Warranty: Backed by a 12-month manufacturer warranty for peace of mind. Designed to meet strict quality control standards for reliable everyday performance.
2. Freeze and preserve the original evidence
Export the data before rerunning tests or changing software. Keep the raw tester records, failing patterns, scan chains and diagnosis output where applicable, model and feature-processing versions, decision threshold, labels, lot and wafer identifiers, test temperature and voltage, equipment identifiers, and the acceptance criteria in force when the decision was made. Retain any later retest, burn-in, reliability, microscopy, probing, or other failure-analysis result. Preserve the original conditions so a before-and-after comparison is possible.
- Raw measurements and pass/fail bins, not only an aggregated report.
- Pattern numbers, scan dumps, timing, voltage, temperature, and tester or socket identity.
- Model artifact, software build, preprocessing code or configuration, and threshold.
- Label source, label date, reviewer, and rules used to assign the reference class.
- Lot, wafer, die coordinates, package, process revision, and any engineering change level.
- Subsequent confirmation or rejection from an independent engineering method.
3. Sample representative flagged and unflagged cases
Do not investigate only the most dramatic failures. Select false-positive candidates across lots, wafers, testers, temperatures, product revisions, and score ranges. Include positives near and far from the threshold, as well as apparently good devices that the system did not flag. The unflagged group is needed to detect false negatives and distribution shifts that a false-positive-only review will miss.
4. Compare with an independent reference
Measure classifications against a reference whose method and acceptance criteria are defined before the comparison. ISO/IEC TR 29119-11:2020 discusses why expected results can be difficult to establish for AI systems and describes black-box approaches and neural-network white-box testing across the lifecycle. It is general guidance for testing AI-based systems, not a chip-test procedure, and its ISO page lists a 2020-11 publication date and indicates that the document is under review.

Correct the component implicated by the evidence: data association, labels, test conditions, limit, diagnostic rule, or model. Keep a control set processed with the old configuration. Re-run the revised process on representative cases, quantify both false alarms and missed defects, and review edge cases before enabling the change on a production line.
How to tell whether the AI or the chip test is wrong
| Observed symptom | Checks first | Likely corrective action |
|---|---|---|
| Flags cluster on one tester, socket, probe card, or site | Calibration, contact resistance, channel mapping, timing, maintenance and site-to-site distributions | Repair or recalibrate the test path, quarantine affected data, then retrain or relabel only after the measurement is trustworthy |
| Flags begin after a process, mask, firmware, or limit change | Change-control records, feature schema, units, limit tables and label rules | Restore compatible configuration or version the data and model; do not mix pre-change and post-change labels without review |
| Scores are high but repeated tests pass | Repeatability, environmental conditions, transient behavior and whether the reference test measures the same failure mode | Resolve test-condition or reference ambiguity; adjust the decision rule only if the measurement is valid |
| One scan diagnosis is selected among many plausible candidates | Pattern coverage, layout information, candidate ranking and physical confirmation | Report diagnostic uncertainty, use additional patterns or analysis, and avoid treating a candidate location as proven cause |
| Performance drops on a new lot or product revision | Feature and label distributions, process shift, class balance and missing fields | Investigate distribution shift and data completeness; validate a separately versioned model |
A model is not exonerated merely because a retest passes. The retest may use a different temperature, contact condition, pattern set, or limit. Conversely, a failed first test does not prove the die is bad if the setup is unstable. The question is whether the same physical condition was measured under controlled, documented conditions.

Root causes to investigate
Labels and acceptance criteria
Many “AI errors” are label errors. Check whether reviewers used the same definition of defective, whether a marginal measurement was rounded differently, and whether a fail bin was later changed by engineering disposition. Record the effective date and revision of every limit. If a device is accepted after repair, screening, or a reliability decision, define whether the original fail remains the ground-truth label for the model’s intended task.
Input integrity and association
Verify units, scaling, missing values, feature order, pattern identifiers, die coordinates and joins between tester, wafer map and diagnosis files. A valid measurement attached to the wrong die can look like a sophisticated model failure. Compare record counts at each pipeline stage and hash or otherwise identify immutable raw files. Check that preprocessing in production is byte-for-byte or numerically equivalent to the version used during validation.
Test conditions and equipment
Stratify results by tester, handler, site, temperature, supply voltage, frequency, operator and maintenance interval. Look for contact resistance drift, timing skew, noise, thermal settling, power-delivery problems and probe or socket wear. A model may correctly learn a tester artifact that correlates with historical failures; that correlation will become a false positive when the artifact appears on good devices.
Diagnostic ambiguity
Scan failures often do not identify a unique physical defect. Limited pattern coverage, multiple sensitized paths, unknown logic values and incomplete layout context can leave several candidates. Treat the output as ranked hypotheses unless independent evidence confirms one. Preserve the candidate list and confidence or score, not only the top-ranked location.
Model and threshold behavior
Inspect calibration, class imbalance, score distributions and performance by subgroup rather than relying on one overall accuracy number. A threshold selected for wafer sort may be unsuitable for final test if the cost of a false reject and a defect escape differs. Establish separate operating points only when each has a documented objective and validation population. Do not tune on the same cases used to claim improvement.

Where scan diagnosis and yield analysis help
For production scan failures, layout-aware and cell-aware diagnosis can relate observed failing patterns to candidate defect locations. Siemens describes these capabilities in its Tessent Diagnosis materials. Such a tool can make the evidence more actionable by showing candidate causes rather than only reporting that a pattern failed. The description is a vendor account of product capability, not independent validation across all designs or test flows.
Siemens also describes Tessent YieldInsight as a statistical analysis tool for diagnosis data that identifies systematic yield limiters, removes noise and helps select devices for failure analysis. That can support a false-positive investigation when flags cluster by layout region, cell type, lot or test condition. It does not establish that every selected device has the suspected defect, nor does it replace physical or electrical confirmation.
Use diagnosis and yield analysis to form and prioritize hypotheses:
- Group candidates by design location, cell, pattern, wafer position, lot and tester.
- Separate recurring systematic signatures from isolated random events.
- Inspect the full candidate set and the evidence supporting each ranking.
- Select a balanced set of devices for independent failure analysis, including unflagged controls.
- Feed confirmed outcomes back into labels only after the labeling rule is documented.
Fixes matched to the failure source
When the data pipeline is responsible
- Correct joins, units, missing-value handling or feature ordering.
- Reprocess a frozen historical sample and compare every intermediate field with the original.
- Version the corrected dataset and mark records whose prior labels or associations are invalid.
- Revalidate on lots and testers not used to make the correction.
When labels or limits are responsible
- Convene test, product, quality and failure-analysis owners to approve one written definition.
- Version the acceptance criteria with an effective date and affected products.
- Relabel only cases covered by the approved rule; keep disputed cases separate.
- Measure the operational effect of the new rule on false rejects, escapes and review load.
When test conditions are responsible
- Quarantine affected equipment, sites, lots or time windows.
- Verify calibration and contact, timing, voltage, temperature and pattern execution.
- Repeat a controlled gauge or correlation study with known-good and known-bad references.
- Remove contaminated records from training or add an explicit equipment feature only if the artifact is relevant to the intended use.
When the model or threshold is responsible
- Check score calibration and subgroup confusion matrices before changing the cutoff.
- Use a validation set that reflects current production and includes near-threshold cases.
- Compare candidate thresholds using the documented cost of false rejects, escapes and manual reviews.
- Release the model with an immutable version, rollback path, monitoring limits and an owner for drift review.
Validation gates before production
Approval should require more than a lower false-positive count on a convenient sample. Set gates for data completeness, label agreement, repeatability, subgroup performance, false-negative rate and operational throughput. Test by lot, wafer, tester, site, temperature, product revision and score band where those factors exist. Keep a holdout population that was not used for debugging or threshold selection.
Monitor the first production period for changes in score distribution, positive rate, review rate and confirmed defect yield. Alert on shifts rather than waiting for a monthly average. Define rollback criteria in advance, such as a confirmed escape rate above the product’s risk limit or a site-specific positive-rate excursion. Preserve the old model and configuration so rollback does not destroy the ability to compare outcomes.

Comparing methods and commercial tools
Choose an approach based on the failure stream and the evidence it can produce, not on the presence of “AI” in its name.
| Evaluation axis | Questions to answer |
|---|---|
| Failure class and inputs | Does it address scan failures, logic diagnosis, memory tests, visual inspection or another stream? Which design, pattern, tester and failure-analysis data are required? |
| Reference and validation | How are true and false classifications established? Are populations representative of the intended products, lots and equipment? |
| Diagnostic usefulness | Does it only flag a result, or rank likely causes and prioritize devices for analysis? |
| Noise handling and interpretability | Can engineers inspect candidate diagnoses, subgroup behavior and the reasons a case was flagged? |
| Integration burden | How does it connect to DFT, tester, wafer-map, data-lake and failure-analysis systems? What versioning and access controls are needed? |
| Performance and economics | Are independently documented false-reject, escape, throughput and total-cost figures available for the actual use case? |
The reviewed sources do not provide a fair independent benchmark of competing products, a universal diagnostic threshold or a general false-positive rate. Siemens’ descriptions of Tessent Diagnosis and Tessent YieldInsight establish them as relevant examples for scan diagnosis and yield analysis, not as a universal answer.

No representative statistic for the prevalence of false positives in AI-based chip testing is established by the cited material. Rates vary with the definition of positive, product, process maturity, test stream, threshold, reference method and production population. Report your own rate with those qualifiers: numerator, denominator, time period, lots, equipment, model version and confirmation method. How much data should be retained?
Retain enough raw tester, diagnosis, model, configuration and engineering-confirmation data to reproduce the original decision and compare it with the revised process. A summary count is not sufficient for root-cause analysis.
Can scan diagnosis prove the physical defect?
It can rank candidate locations and reveal systematic patterns, but a candidate is not proof when multiple explanations fit the failing patterns. Independent electrical or physical confirmation is required for a definitive label.
Is ISO/IEC TR 29119-11:2020 a semiconductor testing standard?
No. It is general guidance for testing AI-based systems, including oracle and lifecycle-testing challenges. Apply its concepts alongside your chip-test, quality and product-specific requirements.
