Ferroelectric memory stores a bit as the lasting direction of electric polarization in a thin material layer. To write data, a circuit applies a voltage that creates an electric field and switches that polarization. To read it, the circuit measures an electrical effect of the stored state—such as switching charge in FeRAM or a transistor’s threshold voltage in FeFET memory. The physical bit is therefore a polarization configuration, not a voltage that must remain applied.
What the stored bit is
In a ferroelectric material, electric polarization can persist after the external electric field that set it has been removed. A memory cell uses two stable polarization directions to represent binary states. The cell’s surrounding circuitry applies a voltage across or through the ferroelectric layer to select the desired state, then later detects an electrical consequence of that state.
This persistence is what makes the storage non-volatile: removing the write voltage does not, by itself, remove the encoded polarization. That is different from storing information as a temporary voltage on a circuit node. It is also not the same storage mechanism as a floating-gate memory, which retains charge in a gate structure. Ferroelectric memory retains a material polarization configuration and couples it to an electrical readout.
“At the nanoscale” describes the thin-film device and its integration in semiconductor circuitry; it does not establish a universal bit size. The cell’s dimensions, layer stack, and circuit layout depend on the architecture and process. A small structure alone does not guarantee that its states can be switched reliably or distinguished by a sense circuit.

How a write changes the polarization
A write operation applies a voltage that establishes an electric field in the active ferroelectric material. The field drives the material from one stable polarization direction to the other. Once the write voltage is removed, the newly selected direction remains as the stored state.
- Select the cell. The memory circuitry addresses the intended cell, for example by enabling its access transistor in a conventional 1T-1C FeRAM design.
- Apply the write voltage. The circuit creates an electric field across the ferroelectric layer. The exact route and voltage polarity depend on the cell architecture and its circuit convention.
- Leave the programmed state in place. After the field is removed, the remanent polarization represents the bit until a later operation changes it.
In a conventional FeRAM cell, the access transistor selects the capacitor and the write voltage is applied across that capacitor. In a FeFET, the voltage is applied through the gate stack, setting the polarization that couples to the transistor channel. These are different field paths, even though both operations ultimately switch a ferroelectric polarization.
Program and erase labels are not universal physical descriptions. In particular, FeFET discussions can assign “program” and “erase” to different voltage polarities or threshold states. The reliable way to understand the operation is to ask which polarization direction is set and what electrical response that direction produces in the device.

How readout depends on the architecture
The stored polarization is not normally read by directly observing a microscopic dipole. A memory circuit senses a current, charge, capacitance, or transistor response that depends on the polarization. The signal used—and whether reading alters the state—depends on the cell design.
| Architecture | Cell structure | What the circuit senses | Read behavior |
|---|---|---|---|
| Conventional FeRAM | An access transistor and a ferroelectric capacitor (1T-1C) | Charge associated with polarization switching | The conventional read switches polarization, so the original value must be written back after sensing. |
| FeFET | A transistor with ferroelectric material in its gate stack | The transistor response, including a polarization-dependent threshold voltage | Readout senses the transistor at a chosen gate condition rather than using the same capacitor-switching read as conventional FeRAM. |
| Ferroelectric tunnel junction | A ferroelectric layer in a tunnel-junction structure | Polarization-dependent tunnel current | The read mechanism differs from both 1T-1C FeRAM and FeFET; disturbance depends on the particular device design. |
| Ferroelectric capacitive memory | A ferroelectric capacitor-based design | Polarization-dependent capacitance | Research designs target non-destructive readout, but their sensing margin and design constraints must be evaluated for the specific structure. |
FeRAM: sense switching charge
A conventional FeRAM cell combines an access transistor with a ferroelectric capacitor. The transistor selects the cell; a voltage across the capacitor writes its polarization. During a read, a pulse produces charge associated with polarization reversal. A sense circuit distinguishes the resulting signal and determines the bit.

The important trade-off is that this conventional read is destructive: the read pulse switches the polarization, so the cell no longer simply retains its original state after sensing. The circuit must write the value back. Non-volatility still describes the cell’s retained state between operations, but it does not mean every read leaves a conventional FeRAM cell untouched. The read circuit is distinguishing the response produced during switching, rather than merely checking a static polarization without affecting it.
FeFET: sense the transistor response
A FeFET puts ferroelectric material in the transistor’s gate stack. A write voltage sets the polarization. Its electric field couples to the channel and shifts the transistor’s threshold voltage—the gate condition associated with turning the transistor on. During readout, the circuit applies a chosen gate condition and senses the transistor response. The programmed polarization is inferred from that response.

This is an indirect electrical read of polarization, not a direct measurement of the material. It also differs from the switching-charge read used by conventional FeRAM. Descriptions of FeFET states should focus on the resulting threshold shift rather than assume that one voltage polarity always means “program” and the other always means “erase.” A useful comparison, then, is not simply that both devices use ferroelectric material: FeRAM senses switching charge in a capacitor, while FeFET senses a polarization-dependent transistor response.
Tunnel-junction and capacitive approaches
In a ferroelectric tunnel junction, polarization affects tunnel current, which supplies the read signal. Ferroelectric capacitive memory instead uses a polarization-dependent capacitance; research designs seek to read that change without switching the stored state. Neither mechanism should be treated as interchangeable with the FeRAM or FeFET readout.
For example, a common metal-ferroelectric-metal capacitive design can have a small capacitance ratio. That limits the separation available to the sensing circuit and can constrain multi-level storage. The architectural details matter: a claim about read disturbance, density, speed, endurance, or sensing margin in one type of cell does not automatically apply to the others.

Why nanoscale integration is promising—and difficult
Hafnium-oxide-based ferroelectrics have renewed interest in scaling because they can be made as thin films and are being developed for CMOS-oriented integration. Fraunhofer IPMS describes process-development and transfer work in 200 mm and 300 mm wafer flows, including front-end and back-end integration paths. Those figures describe wafer-platform dimensions, not cell size, memory capacity, or a performance result.
Fraunhofer IPMS characterizes hafnium-oxide-based memories as “CMOS-compatible, lead-free and scalable down to very small technology nodes.” That is the institute’s characterization of the material and its potential; it is not a guarantee that every ferroelectric architecture is already a high-volume commercial product or will scale successfully in every process.
Making a nanoscale cell useful requires more than switching polarization in an individual film. A memory array needs a reliable difference between its states and a sensing circuit able to recognize that difference despite material, interface, and manufacturing variation. The relevant signal differs by architecture:
- FeFET: a stable and readable threshold-voltage window between polarization states.
- FeRAM: a distinguishable switching-charge response during the read operation.
- Capacitive memory: enough capacitance difference to provide a robust sensing margin.
Reviews identify wake-up and fatigue as reliability concerns for ferroelectric devices. These are reasons to evaluate how a particular material stack and cell behave under its stated operating conditions, not grounds for assigning one universal reliability figure to all ferroelectric memory. Film properties, interfaces, variability, leakage, and integration all affect whether the stored states remain both switchable and readable.
These constraints also explain why a claim about one device’s endurance, retention, operating voltage, or energy cannot be carried over to every ferroelectric memory. The result depends on its stack, geometry, write and read conditions, and sensing circuit. Fraunhofer IPMS’s wafer-flow work shows process development and transfer activity, but wafer processing alone does not establish that all of these architectures are commercially available at scale.

What can—and cannot—be compared across designs
There is no single architecture-independent benchmark that ranks all of these approaches. A meaningful comparison needs to identify the cell structure, the write-field path, the sensed quantity, and whether a read disturbs the stored state. It also needs comparable evidence for retention, endurance, operating voltage or energy, and sensing margin. The reviewed sources do not establish one harmonized set of such figures across FeRAM, FeFET, tunnel-junction, and capacitive designs.
For that reason, a reported result from one technical study should be read with its material stack, geometry, pulse conditions, and test setup. Without those conditions, a number cannot safely be generalized to another cell or treated as the expected performance of ferroelectric memory as a whole. Likewise, research process transfer to wafer flows demonstrates integration activity; it does not establish broad commercial deployment or a consumer product’s availability.
A practical mental model
Think of the ferroelectric layer as holding one of two persistent polarization directions. A write circuit applies an electric field to change that direction. A read circuit does not necessarily measure the polarization in the same way across products: it may detect switching charge, a transistor threshold shift, tunnel current, or capacitance. Whether a read changes the state is likewise a property of the particular architecture—most notably, conventional FeRAM’s read-and-write-back behavior—not a universal property of every device called ferroelectric memory.

How does ferroelectric memory store data?
It stores a bit in one of two stable directions of electric polarization in a ferroelectric layer. That remanent polarization remains after the write field is removed, making the storage non-volatile. A circuit later senses an electrical effect of the polarization rather than directly viewing the material state.
How is data written to FeRAM?
In a conventional 1T-1C FeRAM cell, an access transistor selects the cell and a voltage across its ferroelectric capacitor creates an electric field. That field switches the polarization to the desired direction. The state persists when the write voltage is removed.

What is the difference between FeRAM and FeFET?
Conventional FeRAM uses an access transistor and ferroelectric capacitor, and reads charge associated with polarization switching; that read is destructive and requires write-back. A FeFET places the ferroelectric in a transistor’s gate stack and reads the resulting shift in threshold voltage through the transistor response. Their cell structures, sensed quantities, and read behavior differ.
Is ferroelectric memory non-volatile?
Yes. The encoded state is a remanent polarization direction that persists after the applied write voltage is removed. However, non-volatility does not mean every architecture has an undisturbed read: conventional FeRAM switches polarization during readout and writes the value back afterward.
Does reading ferroelectric memory erase the data?
It depends on the architecture. Conventional FeRAM has destructive readout because the sensing pulse switches polarization, so circuitry restores the value after sensing. FeFET instead senses a transistor response; capacitive-memory designs target non-destructive sensing, but their actual read behavior depends on the particular design.

Is nanoscale ferroelectric memory already a mass-market technology?
The cited Fraunhofer IPMS institutional description reports process development and transfer in 200 mm and 300 mm wafer flows. That indicates integration work, not proof that every ferroelectric architecture is broadly deployed as a mass-market product. Scaling, reliability, and sensing margin remain device-specific engineering questions.
The Bottom Line
Ferroelectric memory writes data by using an electric field to switch a persistent polarization direction. The physical bit is similar across architectures, but its electrical readout is not: FeRAM senses switching charge, FeFET senses a threshold shift, and other designs sense tunnel current or capacitance. Read behavior and performance must therefore be evaluated for the specific cell design.
