AI chip startups should select a semiconductor process and package as one engineering and supply-chain decision. The right choice depends on the workload’s throughput, latency, memory bandwidth, power and volume targets; the way the design is split into dies; HBM and interconnect requirements; package thermal and mechanical limits; qualified capacity; schedule; and the commercial terms a startup can actually secure. TSMC, Samsung Foundry and Intel Foundry each describe credible advanced-node and multi-die capabilities, but no public source establishes a universal winner for every AI design. A startup should issue a design-specific request for quotation (RFQ), validate qualification and capacity directly, and compare proposals using identical assumptions.

Start with the product, not the foundry name

Before contacting suppliers, write down the system the chip must deliver. A foundry quotation is meaningful only when every bidder receives the same workload and production assumptions.

  • Compute target: required training or inference throughput, supported numerical formats, utilization assumptions and latency limits.
  • Memory target: HBM capacity, bandwidth, coherency requirements and host or accelerator interface.
  • Power and thermals: sustained package power, peak excursions, cooling method, allowable junction temperature and rack-level constraints.
  • Physical limits: die area, package outline, board escape, connector locations and system height.
  • Commercial plan: prototype quantity, qualification lots, first production date, annual volume and acceptable ramp profile.
  • Geography and compliance: customer-mandated manufacturing regions, export controls, logistics lanes and any need for a second source.

These inputs determine whether a monolithic die is practical, how many chiplets are needed, how many HBM stacks the package must support and which assembly and test flows are feasible.

Choose the die architecture and package together

Monolithic die

A single die can simplify die-to-die communication, software partitioning, package routing and testing. It may, however, make reticle limits, yield loss and large-die cost more severe. Ask each foundry for the usable reticle and package limits for the exact process, not for a generic node brochure.

Chiplets and heterogeneous integration

Chiplets let a startup combine compute, I/O, cache, analog, security or memory-controller functions on different process technologies. The trade-off is additional die-to-die signaling, power delivery, clocking, package routing, known-good-die screening and system validation. A chiplet plan also creates accountability questions: who owns interface IP, assembly yield, cross-die test coverage and failure analysis?

Partitioning should be modeled with the package at the same time as the RTL. HBM placement changes trace lengths, interposer or bridge geometry, thermal gradients and substrate design. A package that fits the die count may still fail power integrity, warpage or cooling requirements.

Questions to answer in the architecture review

  • What functions stay on the leading-edge node, and which can move to a mature or specialty process?
  • What die-to-die protocol, bump pitch or hybrid-bonding assumption is required?
  • How will known-good dies be sorted before assembly, and what defects can final test detect?
  • Can the package be assembled by one qualified supplier, or does it require a foundry, memory vendor, substrate maker, OSAT and final-test partner?
  • What is the recovery plan if one chiplet or HBM stack has a lower yield than expected?

Evaluate process readiness rather than roadmap labels

Compare the exact process option, libraries, EDA flows and IP that your design needs. A node described as “next generation” is not proof that your SRAM compiler, SerDes, PCIe or die-to-die interface is qualified for production.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

For each candidate, request the design-rule manual revision, PDK release, standard-cell and memory-library status, third-party IP list, silicon-proven reference designs, expected performance/power/area (PPA) ranges and the current qualification stage. Ask how many production learning cycles are included in the schedule and what happens if the first silicon requires a mask change.

Separate three dates in every proposal: design enablement, tapeout acceptance and qualified volume production. A process can be in high-volume manufacturing for some customers while a startup still lacks access to the required IP, package line or allocation.

Compare the published package options

The providers describe different ways to connect logic and HBM. The statements below are vendor-reported capabilities; they are not an independent benchmark of yield, cost or startup access.

Provider Package technology Published capability Production or qualification statement
TSMC CoWoS-S 2.5D integration of multiple SoCs and HBM with a silicon interposer; interposer sizes up to 3.3 times the reticle size CoWoS family has been in production since 2012
TSMC CoWoS-R RDL interposer for designs that use that architecture Entered volume production in 2023
TSMC CoWoS-L RDL interposer with embedded local silicon interconnect and other elements; intended for larger interposers than CoWoS-S First 3.5-times-reticle implementation entered volume production in 2024
Samsung Foundry Cube-S 2.5D silicon interposer with horizontal logic and HBM; packages up to 3.3 times the silicon-interposer size integrating up to eight HBM modules are described as qualified and available for production Samsung also describes larger interposers supporting more than eight HBM modules; confirm the exact design qualification
Samsung Foundry Cube-E 2.3D structure combining a silicon bridge, RDL interposer and fan-out panel-level packaging Confirm design-specific qualification and production access
Samsung Foundry Cube-H 3D stacking of logic dies with TSV and hybrid copper bonding Finer-pitch bumpless hybrid copper bonding is described as under development
Intel Foundry EMIB Localized embedded silicon bridge connecting nearby dies without a large wafer-based interposer Intel reports more than 100 2.5D products in volume production in its current fact sheet
Intel Foundry EMIB-T and Foveros EMIB-T is described as adding power delivery through the bridge; Foveros provides die stacking Intel presents both as parts of its advanced-packaging portfolio; obtain the qualified flow for the proposed design

TSMC recommends CoWoS-L or CoWoS-R when an interposer is larger than the stated CoWoS-S range. Samsung’s HBM counts are capability statements, not a promise that every memory generation, substrate size or thermal envelope is available to a particular startup. Intel’s claim of three times the 2.5D capacity of all foundries is a vendor comparison and was not independently verified; treat it as a question for capacity diligence, not as a market fact.

What the major foundry proposals reveal

TSMC

TSMC describes itself as a pure-play foundry. Its 2025 annual report says it manufactured 12,682 products using 305 technologies for 534 customers and that facilities it manages and subsidiaries had more than 17 million 12-inch-equivalent wafers of annual capacity. Those figures show company scale, not guaranteed access to a specific advanced node or package line for a startup.

The same report states that N2 entered high-volume manufacturing in the fourth quarter of 2025, with N2P and A16 scheduled for the second half of 2026 and A14 volume production for 2028. These are dated roadmap statements. Reconfirm PDK maturity, package qualification, wafer starts and allocation for the proposed tapeout window.

Samsung Foundry

Samsung’s Cube family offers a choice between silicon-interposer, bridge/RDL and stacked-die approaches. The practical differentiator is not the product name but whether the selected HBM generation, bump or hybrid-bond pitch, substrate and thermal design are qualified together. Require a written matrix showing which elements are production-ready, engineering-only or still under development.

Intel Foundry

Intel describes a systems-foundry model covering IP, EDA, process nodes, advanced packaging, assembly and test, including the ability to combine chiplets from different technologies and foundries. That model can reduce handoffs if the startup needs heterogeneous dies, but it must be tested against actual owners, interfaces and response times in the program plan. Intel’s reported volume and capacity figures are company claims; request lot history, delivery commitments and references relevant to your package class.

Build a capacity and schedule that includes every handoff

Ask for a dated path from design enablement to customer shipments. The schedule should show dependencies and exit criteria for:

  1. PDK, EDA and IP release for the exact process and package.
  2. Chiplet interface freeze, package co-design and HBM configuration.
  3. Tapeout, mask fabrication and wafer-start reservation.
  4. Wafer sort and known-good-die screening.
  5. Interposer, bridge, substrate and HBM availability.
  6. Assembly, package inspection, burn-in and final test.
  7. Qualification lots, reliability testing and production ramp.

Capacity reservations must identify the facility, line, monthly wafer starts or package units, allocation period, lead-time assumptions and cancellation rules. “Available capacity” without a reserved quantity and date is not a delivery plan. Include logistics time between wafer fabrication, memory supply, assembly and final test, especially when sites are in different countries.

Request comparable commercial quotes

Do not compare a wafer price from one supplier with an all-in package price from another. Give every bidder the same volume curve and ask for line-item pricing that includes:

  • Mask sets, engineering lots, wafer fabrication and wafer sort.
  • Interposer or bridge, substrate, HBM procurement and package assembly.
  • Final test, burn-in, reliability qualification and failure analysis.
  • Yield assumptions by die and package, scrap treatment and rework policy.
  • Non-recurring engineering (NRE), design-service charges and package development.
  • Capacity reservation fees, minimum commitments, escalation, change orders and cancellation terms.

The reviewed provider pages do not publish standard startup pricing. Cost depends on die area, mask count, HBM generation and quantity, package complexity, yield, test coverage and the commercial commitment. A credible quote should state which assumptions change the price and how quickly revised estimates will be delivered after a design change.

Score ecosystem and execution risk

Technical capability is useful only if the startup can execute. Assign named owners for silicon, package, memory, substrate, assembly, test and supply-chain integration. Verify:

  • Foundry-qualified EDA tools and IP for every block, including signoff and extraction flows.
  • Engineers experienced with multi-die power integrity, thermal simulation, warpage and signal integrity.
  • A documented known-good-die strategy and correlation between wafer sort and final test.
  • Failure-analysis access and turnaround time when a package or die fails.
  • Change-control procedures that prevent an HBM, substrate or package revision from silently invalidating the schedule.
  • Escalation paths to executives who can resolve allocation conflicts.

Intel explicitly groups EDA, IP, packaging, assembly and test in its systems-foundry description. TSMC’s CoWoS materials likewise treat package integration as part of AI and high-performance-computing manufacturing. Even when one supplier offers more of the stack, confirm which activities remain with external memory, substrate or test partners.

Plan for geography and supply resilience

Map every manufacturing and logistics location before signing. A single-source plan may simplify qualification but increases exposure to regional disruption, export restrictions, transport delays and allocation changes. A second source is not automatically practical: a different process, package geometry or HBM interface can require a new design and qualification cycle.

Discuss whether the customer requires a specific country of origin, whether controlled technologies can cross borders, and where inventory will be held. Include alternate substrate, HBM and OSAT options in the risk register, with the engineering work and qualification time needed to activate each one.

Use an RFQ scorecard, then negotiate the contract

Score proposals against the same design assumptions. A useful weighting gives the highest priority to demonstrated PPA and package feasibility, then to qualified schedule and capacity, followed by yield and test evidence, ecosystem support, total cost and supply resilience. Keep the weights visible; changing them after quotes arrive can hide a trade-off.

Contract language should define acceptance tests, yield floors or adjustment mechanisms, delivery milestones, reserved capacity, forecast windows, engineering-change approval, confidentiality, intellectual-property ownership, liability for failed qualification lots and termination rights. Require written notice when a roadmap date, package qualification or memory allocation changes.

Common mistakes and recovery actions

Choosing a node before sizing the package

Symptom: the compute die meets PPA targets but HBM routing, power delivery or cooling does not fit. Recovery: rerun partitioning and package co-design, then re-quote interposer, bridge, substrate and thermal assumptions.

Treating a roadmap as available capacity

Symptom: the planned tapeout lands before the required PDK, package line or wafer allocation is committed. Recovery: obtain dated enablement milestones, a named capacity owner and a signed reservation tied to the startup’s volume window.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

Comparing headline package claims

Symptom: a published HBM count or 2.5D product number is used as proof of fit. Recovery: demand design-specific qualification, thermal limits, warpage data, test coverage and references for a similar die and package size.

Ignoring yield interactions

Symptom: one weak die or HBM stack makes an otherwise good package unusable. Recovery: model die-level and package-level yields, define known-good-die screening and design redundancy or binning where economically justified.

Accepting an all-in price without assumptions

Symptom: engineering changes, low yield or memory shortages create unplanned charges. Recovery: require line-item quotes, explicit yield and volume assumptions, and change-order pricing before approval.

A practical decision sequence for a startup

  1. Freeze workload, PPA, memory, power, package and volume requirements.
  2. Create at least two architecture options: monolithic and chiplet-based, with package sketches and thermal budgets.
  3. Shortlist process and package combinations whose IP, interconnect and HBM assumptions are currently qualified or have a credible qualification date.
  4. Send an identical RFQ covering wafers, masks, package, HBM, assembly, test, yield, capacity and contract terms.
  5. Run technical reviews with foundry, package, memory, substrate and test owners together.
  6. Audit the schedule against actual PDK releases, tapeout slots, wafer starts and package-line reservations.
  7. Score proposals, negotiate acceptance and capacity terms, and document the conditions that would trigger a redesign or second source.

The result should be a traceable choice: a specific process, die partition, package architecture, HBM configuration, supplier split, production path and contract—not a generic ranking of foundry brands.
