The main alternatives to laser writing are ion implantation or ion irradiation, high-energy electron irradiation, and impurity incorporation during diamond growth, especially delta-doping or in-situ doping during chemical-vapor deposition (CVD). Most routes still need a controlled anneal so vacancies can migrate and bind with impurity atoms. No method is universally best: the right choice depends on the color center, required depth and lateral placement, crystal quality, acceptable damage, center density, and whether the device needs single emitters or an ensemble.

What a fabrication route must accomplish

Many diamond color centers are impurity-vacancy complexes. Fabrication therefore has two chemical tasks and one thermal task: provide the correct impurity, create vacancies in the lattice, and give those vacancies enough mobility to find and bind with the impurity. A process that performs only one of these steps may produce a damaged crystal or inactive impurities rather than the intended optical center.

This is why annealing appears in nearly every serious process flow. It can convert implanted or growth-incorporated ingredients into optically active complexes, but the temperature and duration are center-dependent. The host crystal also matters: an impurity-rich diamond can be treated differently from a nitrogen-poor crystal, and a shallow device layer has different damage and thermal constraints from a bulk ensemble.

Ion implantation and ion irradiation

Implantation when the impurity must be added

Ion implantation shoots a selected species into the diamond. The incoming ions provide the desired impurity and also displace carbon atoms, creating vacancies and other lattice damage. An anneal then allows some implanted atoms and vacancies to recombine into color centers.

For nitrogen-vacancy (NV) centers, one established route is to implant nitrogen into nitrogen-poor diamond and anneal it. This is useful when the starting crystal does not contain enough nitrogen to support the target population. The process can introduce the chemical species and define a patterned region in one post-growth step.

Irradiation when the impurity is already present

If the diamond already contains the required impurity, an irradiation step can concentrate on vacancy creation instead of adding more dopant. For NV centers, nitrogen-containing diamond can be irradiated with ions that primarily create vacancies, followed by annealing. Choosing between nitrogen implantation and vacancy-producing irradiation is therefore a materials decision: add the missing impurity, or add the missing vacancies.

Lateral placement and depth

Implantation is compatible with masks and focused ion beams for lateral patterning. The final depth is not an exact copy of the nominal ion range. Ion straggle broadens the depth distribution, and channeling along crystal directions can move ions deeper than expected. The mask geometry, crystal orientation and implantation conditions must therefore be considered together when a device requires a narrow buried layer or closely spaced emitters.

Damage and material quality

Implantation is mature and versatile, but the same collisions that create vacancies also create residual disorder and strain. A higher dose can increase the number of candidate sites while degrading the optical environment. Annealing repairs part of the damage and activates complexes, yet it does not make every implantation condition equivalent to an undamaged crystal. For photonic structures or narrow optical transitions, residual damage and strain may be as important as the nominal center count.

High-energy electron irradiation

How it works

High-energy electrons create vacancies as they pass through the lattice. They do not, by themselves, supply a new impurity. If the starting diamond already contains the relevant dopant, an anneal can allow the vacancies to bind with it.

This makes electron irradiation a useful alternative for producing NV ensembles in nitrogen-rich material. The usable center density is constrained by the starting nitrogen concentration, the irradiation dose and the fraction of vacancies that become stable NV complexes after annealing. A diamond with too little of the required impurity cannot be rescued simply by increasing the electron dose.

Where electron irradiation fits

Electron irradiation is attractive when the impurity is already distributed through the crystal and the main missing ingredient is vacancy production. It avoids the direct implantation of a second chemical species, but it offers less direct control over which impurity atom occupies a particular lateral site. The method is consequently more naturally matched to ensemble formation or to material in which the dopant distribution was established during growth.

As with ion processing, the dose must be balanced against lattice damage and the required optical quality. The appropriate dose and anneal cannot be inferred from an NV recipe and transferred unchanged to another center.

Delta-doping and other growth-based routes

Delta-doping during CVD

Delta-doping introduces an impurity during a deliberately short interval of CVD growth. The result is a doped layer at a selected depth rather than a broad, post-growth implantation profile. This approach is valuable when the vertical location of an emitter layer is more important than arbitrary lateral patterning.

Delta-doping supplies the impurity, but it may not supply enough vacancies or complete the color-center reaction. Vacancy creation and a subsequent anneal can still be necessary. The process window therefore includes both the growth timing that sets the layer depth and the post-growth treatment that activates the complex.

In-situ incorporation throughout growth

In-situ CVD doping introduces the impurity while the crystal is being deposited. Instead of a single narrow delta layer, the impurity can be incorporated through a chosen growth interval or broader region. This creates a host crystal whose chemical composition is established before any irradiation step.

Growth-based incorporation can reduce reliance on energetic post-growth collisions, which is useful when preserving crystal quality is a priority. It does not automatically produce the desired optical population, however. The final result still depends on vacancy availability, annealing and the defect chemistry of the selected center.

HPHT and CVD are host-crystal routes

High-pressure high-temperature (HPHT) synthesis and CVD are diamond-growth methods, not interchangeable substitutes for every post-growth defect process. They provide the host crystal and can determine which impurities are present, but growth alone may not create enough optically active impurity-vacancy complexes. A practical flow can therefore be hybrid: grow a crystal by HPHT or CVD, add or create the missing species, and anneal to form the center.

Annealing: the activation step

Vacancies are mobile only after the lattice receives enough thermal energy. During annealing, they can migrate, encounter an impurity and form a stable complex. The same treatment can also allow competing defects to rearrange, so the schedule must be selected for the target center and starting damage state.

A 2019 review of group-IV defects reports typical post-implantation annealing temperatures of 800–1200 °C for implanted group-IV elements. That range is a literature-reported practice, not a universal recipe: the center, dose, host material, atmosphere, ramp and hold time all influence the outcome. A temperature suitable for one group-IV center should not be assumed suitable for NV, another impurity-vacancy pair or a shallow device layer.

Why combinations are often better than a single method

The methods can be sequenced to separate chemical control from vacancy control. Examples include:

  • Implant the impurity, irradiate to adjust the vacancy population, then anneal.
  • Grow a nitrogen-containing diamond, create vacancies by ion or electron irradiation, then anneal to form NV centers.
  • Delta-dope a CVD layer, add vacancies in a later step, and anneal so the layer becomes optically active.

Combining steps expands the process window, but it also adds sources of damage, alignment error and thermal exposure. The best sequence is the one that supplies the missing ingredient without compromising the optical quality needed by the application.

How the alternatives compare

Route Impurity control Vacancy production Placement and depth Main quality trade-off Thermal requirement
Ion implantation Adds a selected impurity directly Creates vacancies and collision damage during implantation Lateral patterning with masks or focused ion beams; depth broadened by straggle and channeling Versatile placement versus residual damage and strain Anneal generally required for complex formation
Ion irradiation of doped diamond Relies on impurity already present Creates vacancies while adding comparatively less of the target impurity Vacancy distribution follows irradiation conditions; exact center placement depends on the starting dopant distribution Can avoid extra dopant, but still introduces lattice damage Anneal required to bind vacancies with the impurity
Electron irradiation Relies on impurity already present High-energy electrons create vacancies Best suited to material with an established dopant distribution; impurity is not selected site by site Useful for ensembles, with density limited by starting impurity and dose Anneal required for vacancy-impurity complexes
Delta-doping during CVD Introduces impurity during a controlled growth interval May still require a separate vacancy-creation step Creates a doped layer at a selected growth depth Strong depth control, but activation and vacancy supply remain separate issues Center-dependent anneal may follow growth
In-situ CVD doping Incorporates impurity while the crystal grows Depends on the growth-created defect population or later irradiation Depth distribution follows the doping interval and growth sequence Can preserve a growth-defined composition, but does not guarantee active centers Often combined with vacancy creation and annealing

Reported formation yields: useful context, not universal specifications

Formation yield is often quoted as though it were a fixed property of a color center. It is not. Yield depends on ion species, energy and dose, starting impurity concentration, crystal quality, annealing and the method used to count centers. A 2019 group-IV defect review summarizes estimates from limited single-ion counting experiments under specified implantation conditions:

Choosing a route for a specific application

When you need to add a missing impurity

Choose implantation when the host diamond lacks enough of the target dopant and you need that dopant in a defined region. Nitrogen implantation into nitrogen-poor diamond is the clearest NV example. Plan for ion straggle, channeling and damage from the beginning rather than treating them as post-process surprises.

When the impurity is already abundant

Choose ion or electron irradiation when the starting material already contains the relevant impurity and vacancy production is the limiting step. Electron irradiation is particularly relevant to nitrogen-rich material for NV ensembles; ion irradiation offers a post-growth vacancy-creation option when the process calls for ions.

When vertical placement dominates

Choose delta-doping or a carefully timed CVD doping interval when the required center layer must sit at a controlled growth depth. These routes are attractive for structures in which the distance from a surface or interface is more important than arbitrary lateral implantation. Confirm that the subsequent vacancy and annealing steps will not erase the advantage of the designed depth profile.

When crystal quality is the primary constraint

Prefer a growth-based impurity strategy when avoiding implantation damage is more important than the convenience of direct post-growth placement. This does not make CVD or HPHT automatically superior: if vacancies are missing, an irradiation step may still be needed, and every added step carries its own thermal or damage budget.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

When you need a single emitter rather than an ensemble

Single-emitter work makes placement, yield and local optical quality inseparable. Implantation can provide lateral patterning, but straggle, channeling and residual strain must be controlled. Growth-defined layers can provide excellent depth control, yet they do not select one impurity atom at one lateral coordinate. The process should therefore be chosen around the device geometry and the acceptable probability of obtaining an active, optically usable center.

A practical process-selection workflow

  1. Define the target center. Record the impurity species, whether the desired defect is an impurity-vacancy complex, and whether the device needs a single center or an ensemble.
  2. Inventory the starting diamond. Determine whether the required impurity is absent, dilute or already abundant. This decides whether the first operation should add an impurity or create vacancies.
  3. Set the spatial requirement. Decide whether the critical parameter is lateral localization, a narrow depth, a broad volume or a growth-defined layer.
  4. Select the primary route. Use implantation for direct impurity addition, ion or electron irradiation for vacancy creation in doped material, and delta-doping or in-situ CVD incorporation for growth-defined impurity profiles.
  5. Account for damage and thermal budget. Estimate how much residual disorder the optical device can tolerate and reserve an annealing window compatible with the substrate and any fabricated structures.
  6. Plan activation. Choose a center-specific annealing schedule. For implanted group-IV centers, published practice commonly falls within 800–1200 °C, but that range must not be copied blindly to another defect.
  7. Verify the result. Check that the intended optical center formed at the intended depth and that residual strain or damage does not defeat the application. A high defect count is not useful if the centers are optically inactive or too broad for the device.

Common failure modes and corrective decisions

The process creates vacancies but no target center

The likely problem is an insufficient concentration of the required impurity, not a shortage of irradiation. Switch to an impurity-addition route or begin with a diamond whose composition is appropriate for the center.

The impurity is present but activation is poor

Vacancies may not have reached the impurity, or the anneal may not match the defect chemistry. Revisit the center-specific thermal schedule and the vacancy dose instead of assuming that a larger implantation dose will solve the problem.

The center density is acceptable but optical quality is poor

Residual implantation or irradiation damage may be degrading the local crystal. Reduce the damage burden, reassess the dose and anneal, or use a growth-based impurity profile when the application can tolerate less lateral freedom.

Special offer. See more information about Outbyte and uninstall instructions. Please review EULA and Privacy policy.

The layer is deeper or broader than intended

Ion straggle and channeling can shift the implanted distribution. Reconsider the crystal orientation, masking strategy and implantation geometry. If the essential requirement is a well-defined vertical layer, delta-doping during CVD may be a better starting point.

CVD growth alone produces too few active centers

Growth supplied the impurity but not enough vacancies or activation. Add a deliberate vacancy-creation step and an anneal, then evaluate whether the resulting damage remains compatible with the device.

A published yield is treated as a guaranteed specification

Do not transfer the ≤25% SiV, 4% GeV, 5% SnV or 2% PbV estimates directly to a new process. Those figures came from limited single-ion counting under specified implantation conditions and are not universal yields.

What the literature says about trade-offs

Smith et al.’s 2018 review, “Colour centre generation in diamond for quantum technologies,” captures the central decision problem: “there are many considerations for specific applications, which may lead to a clear choice of colour centre and its generation method; however, it also often involves trade-offs between different parameters when no single fabrication technique can provide all the desired properties.”

That conclusion is consistent across implantation, irradiation and growth-based methods. Impurity control, vacancy production, depth, lateral placement, yield, strain, crystal quality and thermal exposure are coupled variables. A process that wins on one axis can lose on another, so a meaningful comparison must name the target center and application.

Bottom line

If laser writing is unsuitable, start by asking which ingredient is missing. Use ion implantation when the impurity must be placed, ion or electron irradiation when the impurity is already present and vacancies are limiting, and delta-doping or in-situ CVD incorporation when a growth-defined depth profile matters. In most cases, finish with a center-specific anneal. The best route is the one that meets the required center density and placement while keeping implantation damage, strain and thermal exposure within the device’s limits.
